Recently, various energy harvesting systems have attracted much attention as low-power and small-sized electronics systems have been increasingly demanded. Especially, thermoelectric harvesting systems have been much studied because of their high adaptability or compatibility with the currently existing technologies in semiconductor, vehicle, and aerospace areas, etc. Conventionally, thermoelectric harvesting systems have been mainly fabricated using Bismuth or Telluride. Unfortunately, these materials are known to be toxic, rare, and operating usually at high temperatures, giving rise to limitations in their applications. This thesis describes a study of thermoelectric energy harvesting devices with several amorphous silicon/zinc oxide (a-Si/ZnO)-stacked hetero-structures fabricated using both radio frequency magnetron sputtering and rapid thermal annealing techniques. Overall, the Seebeck coefficient and power factor of the a-Si/ZnO-stacked hetero-structures were found to be superior to those of pure a-Si structures. In particular, the Seebeck coefficient and power factor of the a-Si/ZnO (9/8 layers)-stacked hetero-structures were about 1.6 and 23.8 times those of the pure a-Si structures, respectively. These improvements can be attributed to hole blocking effect caused by the a-Si/ZnO potential barriers formed at the interface between the ZnO layer with a wide energy bandgap and the a-Si layer with a relatively narrow energy bandgap. In addition, the optimal fabrication conditions that could result in the highest performance of thermoelectric devices were investigated. This thesis also includes a feasibility study of the a-Si/ZnO-stacked hetero-structure in a single-chip type that can function as both thermoelectric and piezoelectric energy harvesting devices.
자원의 희소성과 저전력 디바이스에 대한 수요가 증가함에 따라 열전 에너지 하베스팅 기술은 해법 기술로서 많은 연구가 진행되고 있는 기술이다. 그러나 대부분의 연구는 비스무트(Bi)와 텔루라이드(Te) 같은 물질들을 위주로 진행되고 있는데, 이러한 물질들은 독성을 가지며, 매장량이 적어 양산성에 한계를 갖는 물질들이다. 또한, 나노 구조화를 통하여 열전 효율을 높이는 방법들이 많이 연구되어오고 있으나, 나노 구조 기반의 열전 소자들은 구조 및 공정 과정이 까다로워 저비용화 및 다양한 장치로의 확장에 어려움을 가진다. 본 연구에서는 RF 마그네트론 스퍼터링과 급속 열처리 공정을 이용하여 제작된 비정질 실리콘/산화아연 적층 헤테로 구조를 갖는 열전 소자에 대하여 제시하고자 한다. 비정질 실리콘보다 매우 향상된 열전 특성들을 나타냈으며, 넓은 에너지 밴드갭을 가지는 산화아연 물질을 정공 차단층 물질로 사용하여 본질적으로 낮은 열전 효율을 갖는 실리콘 물질의 열전 효율이 향상됨을 보여주었다. 열전 소자들을 제작하는 과정에서 최대의 열전 효율을 갖도록 하는 최적의 공정 조건들을 알아보았으며, 저온 공정이 가능하다는 점과 산화아연의 우수한 압전 특성을 활용하여 열전 에너지 하베스팅과 압전 에너지 하베스팅의 동시 동작 가능성에 대하여 알아보았다.
