An attempt has been made to identify the unknown impurity species doped in silicon wafers by use of the Hall effect experiments. The measurements in the temperature range from 77˚K to 300˚K were analysed in the first approximation theory with proper correction terms provided by a careful comparative review of some earlier experimental works published by others.
The results obtained are as follows:
For P-type sample, the dopant is boron and its density about (7.0±0.1)×$10^{17}$ atoms/㎤.
And for n-type sample, its impurity density is about (1.6±0.1)×$10^{18}$ atoms/㎤ but its impurity species not determined since it has been observed to behave as an impurity metal.
Silicon Wafer 에 대하여 Hall 효과를 실험하여 함유된 미지의 불순물성분을 식별해 내려는 시도를 하였다.
77˚K - 300˚K 의 온도 영역에서 측정한 자료를 일차적인 근사 이론과 이미 발표된 다른 유사한 실험적 사실들로 부터 구한 수정량을 적용하여 분석함으로써 다음과 같은 결과를 얻었다.
P 형 시료에 대해서는 boron 이 약 (7.0±0.1)×$10^{17}$ atoms/㎤의 밀도로 doping 된 것으로 측정 되었고, N형 시료에 대해서는 불순물 밀도가 약 (1.6±0.1)×10^{18} atoms/㎤ 인것으로 측정되었으며 그 성분 결정은 이시료가 불순물 금속의 성질을 나타내는 것으로 관측 되었기 때문에 불가능하였다.
