$\bold{Structures and Electronic Properties of Self-assembled Pt Silicide Nanowires on Si(100)$
We investigated the formation of Pt silicide nanowires on a Si(100) surface using scanning tunneling microscopy and high-resolution photoemission spectroscopy. Pt silicide nanowires with a tetragonal Pt2Si structure are formed along the step edges of Si(100). Pt-induced c(4 $\times$ 2) reconstructions also appear adjacent to the tetragonal $Pt_2Si$ nanowires. Formation of the $Pt_2Si$ nanowires is attributed to the anisotropic lattice mismatches between the tetragonal $Pt_2Si$ structure and Si(100). Scanning tunneling spectroscopy data show that the nanowires are metallic. The stoichiometry of Pt silicide is confirmed by high-resolution photoemission spectroscopy.
$\bold{Unidirectional Pt Silicide Nanowires Grown on Vicinal Si(100)}$
The formation and electronic properties of unidirectional $Pt_2Si$ nanowires grown on a Si(100)-2° off surface were investigated. We found that $Pt_2Si$ nanowires were formed along the step edge of Si(100)-2° off surface with c(4$\times$6) reconstructions occurred on the terrace of Si(100) using scanning tunneling microscopy and low energy electron diffraction. Stoichiometry of grown nanowires was found to be $Pt_2Si$ by high resolution core-level spectroscopy. Electronic band structures parallel and perpendicular to the nanowire direction are found anisotropic. The surface state induced by $Pt_2Si$ nanowires was also observed in the angle-resolved photoemission spectra taken along the nanowires. A clear free-electron like band dispersion was not observed in the valence level spectra, however, the existence of the density of states at the Fermi energy level indicates that $Pt_2Si$ nanowires are metallic.
$\bold{Resistivity Measurement of Pt Silicide Nanowires Using Double-Scanning-Probe Tunneling Microscopy}$
The resistivities of Pt silicide nanowires with the widths less than 10 nm were measured. Pt silicide nanowires consist of two different types of structures: tetragonal $Pt_2Si$ and c(4$\times$2) surface reconstructions. The resistivities of $Pt_2Si$ nanowires and c(4$\times$2) nanowires are found to be 23.0 and 17.3 μΩ㎝, respectively. It is also found that the leakage current from the nanowire through the substrate affect the resistivity measurement. A model of current path around the nanowire is suggested to explain the leakage current.
$\bold{평평한 Si(100) 표면 위에 형성된 Pt silicide 나노선의 구조와 전기적 특성분석}$
Si(100) 표면 위에 1차원의 Pt silicide 나노선을 형성하고, 그 구조와 조성에 대하여 주사터널링현미경 (Scanning Tunneling Microscopy, STM) 과 광전자분광분석 (High-Resolution Photoemission Spectroscopy, HRPES) 을 이용하여 분석하였다. 나노선의 평균 길이는 약 330 ㎚, 폭은 11 ㎚이다. Pt silicide 나노선은 tetragonal $Pt_2Si$의 결정구조를 가지고 있으며, 이 결정구조와 Si(100) 표면구조의 비등방성 불일치에 의해서 Si(100) 표면 계단구조의 가장자리를 따라서 성장한다. 주사터널링분광분석 (Scanning Tunneling Spectroscopy, STS) 결과는 이와 같이 형성된 Pt silicide 나노선이 금속성질을 가지고 있음을 보여준다.
$\bold{경사진 Si(100) 표면을 이용한 Pt silicide 나노선의 방향성 및 길이 제어}$
평평한 Si(100) 위에서는 Si(100) 표면의 구조에 의해서 서로 교차하는 나노선이 형성될 수 있고 결과적으로 나노선의 길이를 제한하는 요인이 된다. 반면, 단일 도메인으로 이루어진 경사진 Si(100)표면을 이용하면 이와 같이 나노선이 교차하는 것을 방지함으로써 수 마이크로미터에 이르는 길이를 가진 나노선을 단일방향으로 형성할 수 있다. 나노선의 형성구조는 주사터널링현미경을 이용하여 관찰하였으며, 각분해 광전자 분광분석 (Angle-Resolved Photoelectron Spectroscopy, ARPES) 을 이용하여 페르미레벨 근처에서의 전자밴드구조를 측정함으로써 나노선의 물리적 특성을 분석하였다.
$\bold{이중탐침 주사터널링현미경을 이용한 Pt silicide 나노선의 전기전도도 및 비저항 측정}$
주사터널링분광분석 결과 Pt silicide 나노선은 금속성질을 가진다는 점이 밝혀졌다. 이와 같은 성질을 이용하면 나노전자소자의 회로를 구성하는 물질로 응용될 수 있다. 그 응용가능성을 확인하기 위해서는 나노선의 전기적 특성을 분석하는 실험이 무엇보다도 중요하다. 폭이 수 ㎚에 불과한 나노선의 특성을 고려하여 이중탐침 주사터널링현미경 (Double Scanning Probe Tunneling Microscopy, DPSTM) 을 이용하여 저항을 측정하였으며, 고해상도 투과전자현미경 (High-Resolution Transmission Electron Microscopy, HRTEM) 을 이용하여 나노선의 단면적을 측정함으로써 나노선의 비저항을 구할 수 있었다. 또한, 나노선 주변의 전류흐름에 대한 모델을 제시하고 실험결과와 일치하는 계산결과를 얻었다. 이는 다양한 나노구조물의 전기적 특성측정 및 예측에 응용될 수 있을 것이다.
