The plasma diagnostics is essentially required to control the characteristics of plasmas, and the Langmuir probe is the most suitable diagnostic tool that provides the fundamental information of plasmas.
In this work, a diagnostic system which was composed of Langmuir probe, measurement circuit, and software for data analysis and management was developed. The system is capable of measuring I-V characteristic curve, and deriving electron energy distribution function (EEDF) and plasma parameters by analyzing the curve. The system was also designed to correct several errors which were commonly encountered in Langmuir probe measurement. Moreover, the time resolved EEDF measurement with 100 nsec of time resolution was achieved in pulsed plasmas.
By using the system, time-resolved probe measurements in a unipolar pulsed dc magnetron system have been done to investigate the temporal evolution of the plasma parameters and the effects of the driving frequency and the duty cycle of the dc pulse on them. The detailed temporal evolutions of the EEDF and the plasma parameters at three operating modes of constant-voltage mode (V mode), constant-current mode (C-mode), and constant-power mode (P-mode) with various pulse frequencies ranged from 5 to 50 kHz and the duty cycles from 10 to 90% are presented. The measured results show that while the change of the pulse frequency gives the insignificant changes of the electron density and the electron temperature, the reduction of the duty cycles of the pulse produces the significant increase of especially the electron temperature irrespective of the operating mode. The comparison of the measured electron energy distribution functions shows that the increase of the electron temperature is caused by the decrease of the population of the trapped low-energy electrons and the increase of the population of the drifting high-energy electrons. These results can be explained by considering the electron heating by the deep penetrating cathode sheath
플라즈마 진단은 플라즈마의 특성제어의 필수요건이다며, 랑뮈어 프로브는 플라즈마의 근본적인 특성을 측정하는데에 가장 접학한 진단방법이다. 이 연구에서는 랑뮈어 프로브, 측정회로, 그리고 데이터 해석을 위한 소프트웨어로 이루어진 시스템을 개발하였다. 이 시스템은 I-V 특성곡선은 물론 전자에너지분포함수를 유도할 수 있다. 또한, 랑뮈어 프로브 측정에 있어 나타날 수 있는 여러 오류들은 교정할 수있도록 설계되었으며, 펄스 플라즈마에서 전자에너지분포함수를 100 nsec의 최소시간분해능으로 측정할 수 있다. 이 시스템을 이용하여, unipolar pulsed dc magnetron에서 구동주파수와 duty-cycle의 효과를 관찰하였다. 정전압/정전류/정전력 세 가지 전원 모드에 대해 주파수는 5kHz ~ 50kHz, duty-cycle은 10%~90%로 변화시켰다. 주파수 변화실험에서는 전자온도와 전자밀도가 큰 변화를 보이지 않으나, duty-cycle 변화실험에서는 duty-cycle에 크게 의존하는 결과를 얻었다. EEDF의 결과로부터 전자온도의 변화는 주로 고에너지 전자군의 증감에 의한 것임을 확인하였고, 이러한 결과를 cathode sheath가 플라즈마로 침투되는 현상으로 설명하였다.
