This paper deals with a problem of building a virtual metrology system for plasma-enhanced chemical vapor deposition process. Several neural network-based prediction models are devised, which is designed by considering the property of plasma-enhanced chemical vapor deposition process. The proposed prediction models are learned by using log data obtained through sensors in equipment and film thickness data measured after the process. Virtual metrology systems for film average thickness and film thickness by location are constructed through the learned prediction models. The learned prediction model is considered as an implementation of a simulator of process equipment. We expect the prediction model to indirectly explain the phenomena occurring in equipment during the deposition process and be able to analyze the actual data.
본 논문은 플라즈마 화학 기상 증착 공정의 막 두께에 대한 가상 계측 시스템을 구축하는 문제를 다룬다. 장비 내 센서를 통해 얻어지는 로그데이터와 공정 후 계측한 막 두께 데이터를 이용하여, 플라즈마 화학 기상 공정의 특성을 고려한 여러 신경망 기반 예측모델을 고안하고, 실제 데이터에 대해 학습한 예측모델을 통해 막 평균 두께 및 위치 별 막 두께에 대한 가상 계측 시스템을 구축한다. 학습된 예측 모델을 통해 공정 장비 내에서 일어나는 현상에 대한 시뮬레이터를 가상 계측 시스템으로서 간접적으로 구현하고, 실제 데이터에 적용해보며 이를 분석해본다.
