Currently, prior studies on nonvolatile optical memory devices based on two-dimensional channel materials are being carried out either on floating gate structures or on interface traps between a channel material and a insulator. Many of the prior studies on floating gate structures require a high ‘Write’ operation voltage and an ‘Erase’ operation voltage of 20 V or higher, and the operation system is complicated and has disadvantages for power consumption. In particular, in the case of the interface trap-based optical memory device, a stand-by voltage must be maintained except for ‘Erase’ and ‘Write’ operation in order to maintain capture time of trapped carriers. In order to solve this problem, we proposed a 2D materials based nonvolatile optical memory device capable of writing a data using the light(laser) only. Molybdenum Disulfide synthesized by Chemical Vapor Deposition, naturally creates point defects due to Sulfur vacancies in the synthesis process, which act as carrier trap sites in bandgap and slow down the recombination rate of light-generated carriers. From this effect, the channel conductance can be lowered to LRS(Low Resistance State) and Such a phenomenon is called ‘Persistent photoconductivity (PPC)’ effect. Therefore, ‘Write’ operation using only Laser becomes possible. In conclusion, we proposed that our nonvolatile optical-memory device can write a data using laser without an electrical operation. plus, our device consisting of the floating gate stack which has a high gate coupling effect, showed that low electrical Reset operation at a 15V level is possible. Similar to the performance of other two-dimensional material based memory devices, our device has a longer Retention of more than 10,000 seconds and Cycle Durability of more than 1,000 times. Also, it shows Responsivity of 300 A/W and excellent Specific Detectivity of $10^{13}Jones$ caused by the extremely lower dark current of 0.1 pA compared to other two-dimensional material-based optical devices
현재 2차원 채널 소재 기반의 광학 메모리 소자 선행연구는 플로팅 게이트 구조 기반 또는 채널 물질과 절연체 간의 계면 트랩을 기반으로 한 다양한 방법으로 진행되고 있다. 플로팅 게이트 구조 기반의 선행연구 대부분은 20V 수준 이상의 높은 쓰기 동작 전압 및 소거 동작 전압을 필요로 하며, 빛을 이용한 쓰기 동작에서 추가적인 전압을 인가하여야 하기 때문에 소자 동작 방식이 복잡하고 전력소모 측면에서 불리한 점을 갖고 있다. 특히, 계면 트랩 기반의 선행연구는 트랩에 의한 캐리어 포획 시간을 증가시키기 위해서 소거 및 쓰기 과정을 제외하고도 일정한 대기상태 전압을 유지시켜줘야 하기 때문에 전력소모 측면에서 선호되지 않는 동작 방식을 택하고 있다.
본 연구에서는 이러한 문제점을 해결하기 위하여, 2차원 채널 소재 기반의 빛(레이저)만을 이용한 쓰기 동작이 가능한 비휘발성 광학 메모리 소자를 제안하였다. 화학 기상 증착법으로 합성된 이황화몰리브덴은 합성 과정 중 자연적으로 황 공공 결함을 생성하며, 이 결함은 밴드갭 내에서 캐리어의 트랩 사이트로 작용하여 빛에 의하여 생성된 캐리어를 포획시켜 재결합 속도를 지연시키는 역할을 할 수 있다. 이러한 효과로 인해 채널에 낮은 저항 상태가 유지되는 현상을‘지속적 광전도성’이라 하며 이 효과로 인하여 빛을 이용한 쓰기 동작이 가능하게 된다. 결론적으로, 전기적인 전압이 필요 없이 빛을 이용하여 정보 쓰기가 가능한 비휘발성 광학 메모리 소자를 구현하였으며, 이와 더불어 높은 게이트 커플링 효과를 얻을 수 있는 플로팅 게이트 스택을 통하여 15V 수준의 낮은 전기적 소거 동작이 가능함을 보였다. 또한 통상적인 2차원 물질 기반의 비휘발성 메모리 소자의 성능과 견줄만한 $10^{4}$수준의 리텐션 특성과 $10^{3}$회의 사이클 내구성을 확보하였고, 다른 2차원 물질 기반의 광 소자의 성능과 견줄만한 300 A/W 수준의 광-반응도 및 $10^{13}Jones$ 수준의 우수한 광-감지도를 확보하였다.
