Piezoelectricity can be used in energy harvesters, actuators, ultrasound devices, etc., because it is possible to convert mechanical deformation into electrical signals or vice versa. In addition, the use of ferroelectric random access memory (FRAM) and FeFET (Ferroelectric Field Effect Transistor) as next-generation memory devices is expected, as they have spontaneous polarization and polar switching characteristics among piezoelectric bodies. In the utilization of these piezoelectric devices, the macroscopic performance of the device is greatly influenced by the material properties in the nanoscale and the electrical and mechanical performance of the piezoelectric and ferroelectric conforms to the mechanism at the atomic level, so an understanding of nanoscale properties is essential.
In this study, we used various analysis tools based on scanning probe microscopy (SPM) for piezoelectricity and ferroelectricity of oxide materials to carry out imaging and character analysis on the nanoscale. First, in the case of piezoelectric oxide, ZnO was made of a 3D hollow nanostructure to improve both mechanical strain and piezoelectric properties of ceramic piezoelectric material. Mechanical properties were verified through the nano-indentation test, and piezoelectric properties were verified by using piezoresponse force microscopy (PFM).
Secondly, we fabricate the ferroelectric zirconium doped hafnia (HZO) thin film, which is expected to be used as a next-generation ferroelectric memory device. The ferroelectric domain map and ferroelectric hysteresis were identified in nanoscale using SPM. We introduce a novel PFM analysis method that can successfully measure ferroelectric domain imaging and hysteresis curves by finding and solving the causes of PFM analysis of HZO thin films, which was not accessible due to low piezoelectric coefficients.
Third, we visualized the wake-up and fatigue (endurance) phenomena of ferroelectric HZO, which are issues in utilizing HZO as memory devices. Through this, we understood the mechanism of the wake-up and endurance problems.
압전체는 기계적 변형을 전기적 신호로 변환하거나 그 반대로 변환하는 것이 가능하기 때문에 에너지 하베스터, 엑추에이터, 초음파 기기 등에 활용이 된다. 또한 강유전체의 경우 압전체 중에서도 자발 분극 및 분극 스위칭 특성을 갖고 있기 때문에 FRAM (Ferroelectric Random Access Memory), FeFET (Ferroelectric Field Effect Transistor)과 같은 차세대 메모리 소자로서의 활용이 기대되고 있다. 이러한 압전체의 활용에 있어서 디바이스의 거시적인 성능은 나노스케일에서의 재료 물성에 영향을 크게 받으며 압전체와 강유전체의 전기적, 기계적 성능이 원자 수준에서의 메커니즘을 따르기 때문에 나노스케일 물성에 대한 이해가 필수적이다.
본 연구에서는 산화물 재료의 압전성과 강유전성을 주사 탐침 현미경(Scanning probe microscopy, SPM)를 기반으로 한 다양한 분석 툴을 활용하여 나노스케일에서의 영상화 및 특성 분석을 진행하였다. 첫 번째로 압전 산화물의 경우 징크 산화물(ZnO)를 3D 나노구조체 구조로 제작하여 세라믹 압전 재료의 기계적 탄성과 압전 특성을 모두 향상시키는 연구를 진행하였다. 나노인덴테이션을 통해 기계적 특성을 확인하였고, 압전감응 힘 현미경(Piezoresponse Force Microscopy, PFM)을 이용하여 압전 특성을 확인하였다.
두 번째로, 차세대 강유전 메모리 소자로의 활용이 기대되는 지르코늄이 도핑된 하프니아(HZO) 박막을 제작하고 그 강유전 특성을 SPM을 활용하여 나노스케일에서 분석하였다. 다양한 박막 제작 조건을 활용하여 강유전 HZO 박막을 제작하였다. 낮은 압전 계수 때문에 쉽지 않았던 HZO 박막의 기존 PFM 분석의 원인을 찾고 이를 해결함으로써 HZO 박막의 강유전성 도메인 영상화 및 강유전 이력 곡선을 성공적으로 확인할 수 있는 새로운 PFM 분석 법을 제시하였다.
세 번째로 강유전체 HZO를 메모리 소자로 활용함에 있어서 이슈가 되는 wake-up 현상 및 분극 수명 열화 현상을 나노스케일에서 영상화하고, 이를 통해 HZO 박막의 wake-up 및 수명 문제의 원인을 분석하였다.
