One of the technology bottlenecks for inorganic MicroLED display is the considerably low quantum efficiency of Red LED at low injection current density. Conventional Red LEDs, which are based on the AlGaInP/GaInP MQW structure have large surface recombination velocity, resulting in reduced quantum efficiency at low injection current density with a pixel size scaling. Since non-radiative Shockley Read Hall (SRH) recombination is the fundamental limiting mechanism of internal quantum efficiency (IQE) at low current density, modulation of carrier population in the quantum well (QW) by re-designing QW must be taken into account to increase IQE and decrease SRH recombination at low current density. Therefore, in this work, we propose and discuss the simulation of the new QW design using AlInP/GaInP QW system, which has a larger valance band offset and hole density in quantum wells, providing a remarkably higher IQE value at a wider current density range compared to conventional AlGaInP/GaInP QW structure. Finally, we fabricated newly designed Red LEDs and the fabricated devices also showed very high IQE at a lower current density range of $0.1~1 A/cm^{2}$, which is the record-high IQE at this current density range. With these results, we believe that this is the first step and important milestone to realize the high-efficiency pixel at low current density for display applications.
무기 마이크로-발광다이오드 디스플레이 기술은 낮은 전류 밀도에서 적색 발광다이오드의 양자 효율이 상당량 떨어지는 고질적 문제를 겪어왔다. AlGaInP/GaInP기반 다중양자우물 구조의 기존의 적색 LED는 표면 재결합 속도가 매우 크기 때문에 소자의 사이즈가 작아질수록 낮은 주입 전류 밀도에서 양자 효율이 감소하게 된다. 비방사성 재결합은 낮은 전류 밀도에서 내부 양자 효율 감소의 근본적인 제한요소로 작용하기 때문에, 양자우물 구조의 재설계를 통한 양자 우물 캐리어 농도를 변화시켜 낮은 전류 밀도에서 내부양자효율을 향상시키는 것이 중요하다. 따라서 본 연구에서는 양자 우물에서 더 큰 전도띠 오프셋과 정공 농도를 가지고 보다 넓은 전류 밀도 범위에서 높은 내부양자효율 AlInP/GaInP 양자우물 시스템을 활용한 시뮬레이션을 제안하고자 한다. 뿐만 아니라 기존 AlGaInP/GaInP 양자우물 구조에 비해 새로운 구조의 적색 발광 다이오드를 소자를 비교하기 위해 직접 제작하였으며, 본 소자는 $0.1~1 A/cm^{2}$의 낮은 전류 밀도 범위에서 매우 높은 내부양자효율을 확인하였다. 따라서 본 연구는 디스플레이 애플리케이션을 위한 저전류 밀도에서 고효율 발광다이오드 픽셀을 실현하기 위한 첫 번째 단계이자 중요한 이정표를 제시하는데 의의가 있다.
