The transition metal dichalcogenides (TMDCs) have high transparency, flexibility, and good electrical property. For these reasons, they are promising as a channel material of a Thin film transistor (TFT). Among various kinds of TMDCs, molybdenum disulfide ($MoS_2$) is well known as a two-dimensional n-type semiconductor material. The $MoS_2$ has been studied for TFT in recent years because it has a relatively high on-off current ratio, high mobility and excellent flexibility. In the case of the TFTs based on oxide semiconductor, there have been previous studies on the stability of TFTs under gate bias stress and light. However, there is still an insufficient number of stability studies for $MoS_2$.
The negative bias illumination stress (NBIS) stability is a parameter that indicates the stability of TFTs when voltage and light are applied to the TFTs at the same time. In general, NBIS stability is expressed as a shift in threshold voltage (Vth). The NBIS-induced Vth shift is highly related to the charge trap at the interface between the channel and the dielectric. In this study, we investigated the electrical stability of $MoS_2$ TFT under NBIS on aluminum oxide dielectric ($Al_2O_3$) and hybrid dielectric ($Al_2O_3$/pV3D3). The stability under NBIS can be investigated by the Vth shift of each gate insulators. To quantify this, the time-dependent Vth shift was fitted to a stretched-exponential equation. It was found that the Vth shift decreases on the hybrid dielectric ($Al_2O_3$/pV3D3). The pV3D3 dielectric layer based on the iCVD process was inserted between the $Al_2O_3$ dielectric and the $MoS_2$ channel. The pV3D3 layer protects the functional group such as the hydroxyl (–OH) acting as trap sites at the interface between $MoS_2$ and the $Al_2O_3$ dielectric.
As a result, the hybrid dielectric ($Al_2O_3$/pV3D3) reduces the interfacial trap density at the interface and suppresses interfacial charge trapping. This study reveals the effect of dielectric on the electrical stability of $MoS_2$ TFT under NBIS, and the hybrid dielectric ($Al_2O_3$/pV3D3) improved electrical stability under NBIS.
전이금속 칼코겐화합물은 높은 투명성, 유연성 및 우수한 전기적 특성을 가지고 있어 박막 트랜지스터의 채널 소재로 촉망받고 있으며, 이 중 이황화 몰리브덴은 2차원 N형 반도체 소재로 널리 사용되고 있다. 이황화 몰리브덴의 경우, 비교적 높은 온-오프 전류 비율, 높은 이동도, 뛰어난 유연성을 가지고 있다. 하지만, 실리콘 기반 트랜지스터에 비해 많은 부분에서 해결해야 할 문제들이 있다. 대표적으로 도핑, 소스/드레인 컨택, 소스/드레인 및 절연층 계면 상태, 빛과 전압의 안정성 문제 등이 있다. 산화물 반도체 기반의 박막트랜지스터의 경우 광-음의 전압 스트레스 안정성에 대한 연구가 많이 이루어져 왔지만 이황화 몰리브덴에 대한 안정성 연구는 여전히 부족하다.
광-음의 전압 스트레스는 전압과 빛이 동시에 박막 트랜지스터에 가해질 때 소자의 안정성을 확인하는 매개변수이며 일반적으로 광-음의 전압 스트레스 안정성은 문턱 전압의 변화로 표현된다. 이는 채널과 절연층 사이 계면에서의 전하의 트랩과 높은 관련이 있다. 본 연구에서는, 산화알루미늄 절연층과 산화알루미늄 및 pV3D3의 다층 절연층으로 제작한 소자에서의 광-음의 전압 스트레스 안정성을 확인하였다. 문턱 전압의 변화를 펼쳐진 지수 함수로 정량적으로 분석하였고, 이를 통해 다층 절연층의 소자의 문턱 전압 변화가 감소하는 것을 확인할 수 있다. pV3D3층을 산화알루미늄과 이황화 몰리브덴 사이에 삽입하여 산화알루미늄 절연층의 겨면에서 트랩 사이트로 작용하는 하이드록실기 등을 억제하며 소자의 계면 트랩 밀도는 감소시켰고, 전하 트랩 영향을 완화할 수 있었다. 이를 통해 이황화 몰리브덴 박막 트랜지스터의 pV3D3 계면층을 통해 전하 트랩을 완화시킴으로써 광-음의 전압 스트레스 안정성이 향상된 것을 확인할 수 있다.
