Analog memristors are extensively studied as neuromorphic device, brain-inspired computing, due to mimic synaptic plasticity such as long-term potentiation and long-term depression. However, the imperfections of synaptic device such as nonlinearity, asymmetry, and high variation, make difficult to update the weight precisely, which causes to degrade the performance of a memristive neural network as the neuromorphic device. In this study, we tried to improve the device through two approaches: material and system innovation. In the aspect of material, the thickness of resistive switching layer and the metal electrode were adjusted to enhance the linearity, symmetry, and variation of the synaptic device, thereby improving the MNIST recognition rate of the memristive neural network by 5.75%. In the aspect of system, a fast and accurate novel analog data programming technique employing self-limiting switching was proposed. The simulation result showed 91.38 %, close to the maximum MNIST recognition rate (92.1 %), and thus, the proposed method is viable.
아날로그 저항 변화 특성을 가지는 멤리스터는 장기 강화 (Long-term Potentiation) 및 장기 약화 (Long-term Depression) 등의 시냅스 가소성을 모사할 수 있어, 인간의 두뇌를 모사하는 뉴로모픽 소자로 주목받고 있다. 하지만 시냅스 소자의 비선형성, 비대칭성 및 산포는 가중치의 세밀한 제어를 방해하여, 뉴로모픽 소자 중 하나인 멤리스터 기반 인공신경망의 성능을 떨어뜨린다. 이를 개선하기 위해, 본 연구에서는 멤리스터 재료 및 시스템 두가지 측면에서 접근하였다. 재료적 측면에서 멤리스터의 저항 변화 층의 두께와 금속 전극을 조절하여, 시냅스 소자의 선형성과 대칭성 및 산포를 개선하였고, 이를 통해 멤리스터 기반 인공신경망의 MNIST 인식률을 5.75% 향상시켰다. 시스템 측면에서 자가한정 저항변화를 이용한 초고속 ∙ 초정확의 새로운 아날로그 데이터 프로그래밍 기술을 제안하고, 시뮬레이션을 통해 멤리스터 기반 인공신경망의 MNIST 최대 인식률 (92.1 %)에 근접한 91.38 %에 도달하여, 제안 기술의 유효성을 확인하였다.
