The space-related industry, which was previously only a national-led business, is becoming more common and emerging as a new industrial field, such as launching personal satellites or providing private space travel. In space, however, there is radiation called cosmic rays, which causes temporary/permanent errors in conventional semiconductor based electronic devices. To prevent this, radiation hardened design must be made, which increases cost and size. As an alternative device, the magnetic memory device was suggested, due to its metal based nature, it is predicted that errors caused by radiation will not occur. This thesis attempts to prove whether the magnetic memory device is actually stable to radiation in space, and to check whether the next-generation magnetic memory device and its operation method, spin-orbit torque, are stable to radiation. For this purpose, in this thesis, I fabricated a magnetic tunnel junction, which is the basic unit of magnetic memory device, and then the gamma rays, proton beams, and ion beams corresponding to radiation in space, were artificially irradiated to confirm their stability.
기존에 국가 주도적 사업으로만 이루어졌던 우주 관련 산업이 기술의 발전에 따라 민간 인공 위성 발사나, 민간 우주 여행을 제공하는 등 점차 보편화되어 새로운 산업 분야로 떠오르고 있다. 그러나 우주에서는 우주선이라고 불리는 방사선이 존재하고 있고, 이는 기존 반도체 기반의 전자 소자에 일시적/영구적인 오류를 발생시키는 원인이 되어, 이를 방지하기 위해 내방사성 설계를 하여야 하고 이는 비용 및 크기의 증가를 가져온다. 이에 따라 대체재로 제안되는 것이 자성 메모리 소자이며, 이는 금속 기반으로 이루어졌기 때문에 방사선에 의한 오류가 발생하지 않을 것이라 예측되고 있다. 본 학위논문에서는 이러한 자성 메모리 소자가 실제로 우주에서의 방사선에 대해 안정성을 가지고 있는지 증명하고자 하며, 차세대 자성 메모리 소자 및 그 동작 방식인 스핀-오빗 토크가 방사선에 대해 안정성을 가지고 있는지 확인하고자 한다. 이를 위해 본 학위논문에서는 자성 메모리 소자의 기본 단위인 자기터널접합을 제조한 뒤, 우주에서의 방사선에 해당하는 감마선, 양성자 빔, 이온 빔을 인위적으로 조사하여 그 안정성을 확인하였다.
