Nickel oxide ($NiO_x$), which is one of the p-type metal oxide semiconductors, has excellent carrier selectivity because of wide bandgap (~3.7eV) and high work function. It has been widely used as hole injection layer (HIL) and studied in the field of optoelectronic devices based on these advantages in electrical property. However, $NiO_x$ has a problem of low electrical conductivity because the stoichiometric $NiO_x$ is Mott-Hubbard insulator. In this thesis, molybdenum trioxide ($MoO_3$) nanoparticles (2-3 nm) were doped to the $NiO_x$ matrix to control the nanostructure so that $MoO_3$ was uniformly distributed on the $NiO_x$. This structure enable to maximize the surface area between the materials and to induce charge transfer due to difference in the energy level at the interface between the two oxides. Consequently, suggested nanostructure of HIL provides not only increased work function and conductivity compared to pristine $NiO_x$ but also doping effect at heavy doping concentrations of more than 20 at%, while conventional doping shows limit of doping concentrations. OLEDs based on the solution processed $NiO_x:MoO_3$ HIL films exhibited both external quantum efficiency and current efficiency increased by 1.4 times compared to the devices with pristine $NiO_x$.
산화 니켈은 p-type 금속 산화물 반도체로서 넓은 밴드갭 (~3.7eV)과 높은 일함수를 가지고 있어 전하선택성이 우수하다. 이러한 전기적 특성을 바탕으로 광전자 소자 분야에서 널리 사용될 뿐만 아니라 연구되어지고 있다. 그러나, 산화 니켈은 모트 절연체(Mott-Hubbard insulator)이기 때문에 물질 자체의 전기전도도가 낮은 문제점을 가지고 있다. 본 학위논문에서는 산화 니켈 메트릭스에 산화 몰리브덴 나노 입자(2-3nm)를 첨가하여 산화 니켈에 산화 몰리브덴이 고르게 분포되도록 나노 구조를 제어하였다. 이를 통해 물질 간의 표면적을 최대화하고 두 산화물 간의 계면에서의 에너지 레벨 차이에 의한 전하 이동를 유도했다. 결과적으로, 이 전하 이동 도핑 메커니즘을 통해 일함수 및 전기전도도가 증가했다. 또한, 도핑 농도에 한계가 있는 기존 방법과 달리 그 이상의 농도에서도 도핑의 효과를 보였다. 이 필름을 정공 주입층으로 적용한 OLED는 전하 균형 개선을 통해 기존 산화 니켈 소자 대비 전류 효율 및 외부 양자 효율이 1.4배 향상되었다.
