According to the continuous development of metal-oxide semiconductor (MOS) fabrication technology, transistors have become more radiation-tolerant through steadily decreasing gate-oxide thickness, increasing the tunneling probability between gate-oxide and channel. Unfortunately, despite this radiation-hardened property of the developed transistor, the field of nuclear power plants (NPP) requires even higher radiation hardness levels. Total ionizing dose (TID) of approximately 100 Mrad gamma-ray around the reactor in-core may be required. In harsh radiating environments like NPP, sensors such as micro-pocket-fission detectors (MPFD) would be promising technology to be operated for detecting neutrons in reactor cores. In addition, readout circuits should be fundamentally placed close to sensors for minimizing signal interferences and white noise. Therefore, radiation hardening ability is necessarily required for the circuits. 반도체 제작기술의 지속적인 발전에 따라 게이트 산화막의 두께는 점점 얇아졌다. 이는 게이트와 채널 사이의 터널링 확률을 증가시켜 트랜지스터의 내방사선 특성을 개선시켰다. 하지만 원자력발전소의 reactor in-core는 다른 분야와 달리 상대적으로 높은 총 방사선량 100 Mrad의 감마선 환경이다. 이러한 고 방사선 환경에서 동작하는 방사선 센서를 위한 내방사선 회로인 전치증폭기의 필요성이 요구되고 있다. 본 논문은 전하 증폭기(charge sensitive amplifier)를 SiGe 130nm, Si 180 nm 공정을 활용하여 설계를 진행하였다. 각각의 CSA는 트랜지스터의 설계 크기에 따른 진폭 변화, 하강 시간, 노이즈의 영향을 분석하였다. 또한 방사선에 의한 영향을 이득-대여폭 곱을 고정시켜 보상하는 회로를 제안한다.
