Colloidal semiconductor nanocrystals, also called quantum dots, have attracted great attention over the last few decades, for their excellent optoelectronic properties and promising technological applications in various fields. However, the most studied II-VI semiconductor nanocrystals contain toxic heavy metals such as Cd, Pb, Hg, and so on, which limited practical applications. For this reason, metal chalcogenide nanocrystals offer opportunities as alternatives with high absorption coefficient, low toxicity and biocompatibility. Recently, light-material interactions became a special tool for nanomaterial research due to the ability to stimulate physical and/or chemical reactions with extremely high spatial and temporal controllability. Several groups reported laser-induced synthesis method of metal oxides, and novel metal nanostructures including triangular plates, decahedrons, and tetrahedrons. In this work, ultrafast synthesis method of $ZnS-AgInS_2$ nanoparticles are developed through xenon flash lamp irradiation in the millisecond range. The as-synthesized quantum dots exhibited average size around 4 nm, photoluminescence (PL) quantum yield over 40 % with intensive emission around 1.9 eV. The correlation between the crystal structure and defect-related emission characteristics were investigated by TEM, EDS, XRD, XPS analysis and PL lifetime study. Finally, flash-induced multi-step nucleation and growth mechanism was thoroughly demonstrated.
양자점이라고도 불리는 콜로이달 반도체 나노 결정은 뛰어난 전기적, 광학적 특성과 다양한 응용가능성으로 인해 지난 수십 년간 괄목한 만한 발전을 보이고있다. 그러나, II-VI 족 원소로 구성된 화합물 반도체는 카드뮴, 납, 수은 등의 중금속을 함유하고 있어 실질적인 응용에 많은 제약을 받아왔다. 따라서 인체에 유해한 중금속을 사용하지 않으면서도 우수한 물성을 지니는 양자점 소재의 개발이 중요한 이슈가 되었다. 그 중에서도 금속 칼코겐 화합물은 넓은 발광스펙트럼과 높은 생체 적합성으로 비카드뮴계 양자점의 새로운 대안으로 제시되고 있다. 빛-물질 상호작용은 물리화학적 반응의 매우 높은 시공간적 제어 가능성 덕분에 나노 물질 연구의 새로운 도구로서 활용되고 있다. 본 연구에서는 극 단초의 광 반응을 이용하여 최대 42% 의 발광 효율을 가지는 $ZnS-AgInS_2$ 양자점을 합성하였다. TEM, EDS, XRD, XPS 및 발광 수명에 대한 연구를 통해 결정구조와 내부 결함 준위에 의해 유도된 발광 특성 간 상관관계에 대해 분석하였다. 마지막으로, 플래시 광 물질 상호작용에 의한 핵 생성 및 성장 메커니즘을 제시하였다.
