The complex oxide thin films have been studied extensively to understand and utilize the physical properties such as ferroelectricity, magnetism, and multiferroism. Advance in the film synthesis techniques such as pulsed laser deposition (PLD) facilitates the growth of a wide range of complex oxide layers at the mono-layer accuracy. The fabrications of ultra-thin layers and articial multilayer structures enable functional interfacial phenomena such as high mobility electron systems. Moreover, mist strain control of epitaxial layers not only improves the existing physical properties such as the Tc enhancement in superconductors but also creates new emerging phases such as the vortex array and metastable phases. It is required to understand the growth mechanism to synthesize high quality complex oxide thin films. The thin film growth mechanisms have been studied by experimental observations of surface adatom states and theoretical simulations for surface diffusion that influences the surface formation such as nucleation of fractal islands or compact patterns. Especially, the thermodynamic variables such as the diffusivity and activation energy of surface molecules of complex oxides synthesized by a pulsed laser deposition (PLD) have been studied through a reflection high electron energy diffraction (RHEED). Despite a lot of studies, we still do not completely understand the diffusion process.
In this thesis, the surface diffusion process of a homoepitaxial strontium titanate thin film is investigated using the relaxation behavior of the RHEED specular spot intensity after a half-layer growth. The time-evolution of a RHEED recovery can be t into a double exponential curve, indicating the involvement of at least two diffusion mechanisms. Each of characteristic time is investigated as a function of growth temperature and thus the diffusion activation energies are determined according to the Arrhenius plot. In order to understand the experimental results, we performed the surface diusion simulation by using the Monte Carlo algorithm. The simulation includes the possibility of the hopping of an entire cluster as well as the hopping of a broken cluster separated from the mother island. Since the RHEED specular intensity is proportional to the surface step density, the number of clusters for a given cluster size is responsible for a relaxation mechanism. Multiple decays observed in the RHEED recovery are most likely due to the multiple sizes of clusters, each of them has its own activation energy.
복합 산화물 박막은 자성, 강유전성, 다강성과 같은 다양한 물리적 성질을 가지고 있으며, 이러한 다양한 물성을 이해하고 활용하기 위해서 연구되어 지고 있다. 원자 수준의 정확도로 박막을 증착하는 기술은 다층구조 및 초격자의 성장을 가능하게 하고, 얇은 박막 제작을 통하여 저차원 물성 연구를 가능케 한다. 박막의 두께 및 변형을 조절하여 덩어리 상에서 알려진 물리적 성질을 개선할 뿐만 아니라, 덩어리 상에서는 없었던 새로운 성질을 창출하기도 한다. 또한, 준안정한 상을 안정화시켜 새로운 물리 현상을 내놓기도 한다. 이러한 산화물 박막의 다양한 기능성을 실현하는데 고품질 박막의 성장이 필요하다. 박막 합성 메커니즘은 표면의 흡착원자 상태에 대한 실험적 관측과 표면 확산에 관한 이론적인 시늉내기를 통하여 연구 되어지고 있다. 특히 펄스 레이저 증착법(PLD)를 통하여 합성되는 복합 산화물 표면 분자의 확산 계수 및 활성화 에너지와 같은 열역학적 변수들은 반사 고속 전자선 회절(RHEED)를 통하여 활발히 연구되고 있다. 하지만 많은 연구에도 불구하고, 환산 과정에 대해서 아직 완벽히 이해하지 못하고 있다.
본 연구에서는 PLD를 이용하여 스트론튬 티타늄 산화물 박막을 반층 성장 시키고 RHEED의 거울 점적 세기의 회복하는 과정을 관측하여 표면의 확산 과정을 조사한다. 다중 지수 함수를 이용하여 RHEED 거울 점적 세기의 회복 추세를 피팅하고, 각 지수별 특성 시간을 구한다. 온도별로 얻어진 표면 확산 시간들을 이용하여 확산 에너지들을 결정하고, 최소 두 개의 구분되는 확산 메커니즘이 존재하는 것을 규명한다. 실험에서 얻어진 표면의 확산 과정을 이해하기 위해서 각 클러스터와 성장 된 섬으로 부터 깨어저 나온 클러스터의 깡충뛰기가 포함된 몬테 카를로 시늉내기를 수행한다. RHEED 거울 점적 세기는 표면 스템 밀도에 비례하므로 크기별 클러스터 개수의 감소가 관측된 다중 회복 행동의 근원임을 밝힌다.
