Recently, semiconductor packaging technology has become increasingly important due to demands for miniaturization and high performance of semiconductor products. Therefore, it is necessary to study the Fan-Out Wafer-Level Packages (FOWLPs) package method, which can realize high performance and miniaturization compared to conventional packages. As these FOWLPs are being studied, epoxy molding materials and passivation processes are becoming important. In addition, as the wafers become larger and panel size to reduce the package price, there are various problems in the current passivation method using the liquid type, granule or pellet type EMC such as materials non-uniformity and thickness control limitations. To overcome these limitations, new Epoxy Molding Films (EMFs) type materials and processes have been introduced to replace the current liquid, granule and pellet type EMCs. In this study, mixture of solid and liquid epoxies was used. After optimizing solid and liquid epoxies, the modulus, Tg, and CTE properties were significantly improved silica filler content up to 70 wt% used. In addition, the viscosity of the EMFs can be also decreased by the solvent content. The $10 cm \times 10$ cm size and the 400 $\mu m$ thick EMFs were prepared for molding. The molding processes of EMFs were performed at various temperatures using a hot press equipment. The voids inside the EMFs were investigated using the Scanning Acoustic Microscopy (SAM) equipment. Finally, thermal cycle (T/C) test and $85\circ C$ / 85% RH were performed to evaluate the effects of voids, delamination, and moisture of EMFs on Fan-Out Panel-Level Packages (FOPLPs) reliability.
최근 반도체 제품의 소형화 및 고성능화 요구에 따라 반도체 패키징 기술에 대한 중요도가 커지고 있다. 따라서 현재 Conventional Packages 대비해서 고성능과 소형화를 구현할 수 있는 Fan-Out Wafer Level Package(FOWLPs) 패키지 방식에 대한 연구가 필요하다. 이러한 FOWLPs에 대한 연구가 진행되면서, FOWLPs 방식으로 칩을 Passivation 하는 에폭시 몰딩 재료와 공정이 중요해 지고 있다. 또한 패키지 가격 감소를 위해 웨이퍼가 대형화, 그리고 패널(panel)화 됨에 따라 현재의 액상, Granule 또는 pellet 형태의 EMC를 이용한 passivation 방식으로는 여러 문제가 발생하고 있다. 이러한 한계를 극복하기 위해 액상 또는 granule, pellet 형태가 아닌 Film형태의 새로운 몰딩 타입인 Epoxy Molding Films (EMFs) 공정이 필요하다. 본 실험에서는 각각 3종류의 고상 에폭시, 액상 에폭시를 사용하였고 낮은 CTE와 높은 Modulus를 갖는 고상 에폭시를 선정하였고, Die shear test를 통해 상대적으로 높은 접착력을 갖는 액상 에폭시를 선정하였다. 실리카 필러의 함량을 20, 50, 70wt%를 증가시켰다. EMF의 점도는 Solvent 함량을 증가시켜 실리카들의 분산을 향상시킴으로써 최종적으로 낮은 점도의 EMFs를 얻을 수 있었다. EMFs의 몰딩은 Hot Press장비를 사용하여 다양한 온도조건에서 몰딩을 하였다. SAM장비를 사용하여 EMFs내부의 Void를 관찰하였다. 최종적으로 신뢰성은 EMFs와 Chip과의 Voids, Delamination, 흡습성을 보기 위하여 Thermal Cycle test 1000 Cycles과 85도/85%RH 1000시간을 진행하였다.
