Microdevice is important in the future industries such as semiconductor, energy, medicine and so on. Microdevices are composed of two or three dimensional (3D) nanostructure of metal, ceramic or polymer materials. Nanopatterning techniques are very important to build these nanostructures integrated with various materials. Although the photolithographic process is mainly used as the nanopatterning technique, there is a limitation in reducing pattern size to 50 nm or less due to the resolution limit in its single process. The bottom-up approach has been extensively studied in that it can be combined with a top-down approach to form controlled nanostructures. Among them, block copolymer (BCP) self-assembly can be used to overcome the resolution limitations of the photolithographic process and to form a large-area, well-ordered nanoscale surface pattern having a dimension below 30 nm in a cost effective manner. Significantly, BCP self-assembly can be integrated with a mass-produced photolithography, to direct the spatial registration and lateral ordering of nanoscale domains, which is generally referred as directed self-assembly (DSA).
In this dissertation, DSA process improvement in poly(styrene-block-methyl metacrylate) (PS-b-PMMA) BCP system is studied. DSA process is generally divisible by four stages. First step is neutral layer formation with hydroxyl terminated random copolymer, poly(styrene-random-methyl methacrylate) (PS-r-PMMA), to provide nonpreferential wetting to either PS or PMMA blocks. Second step is pattern formation that BCP self-assembly could generate sphere, cylinder, lamellar and gyroid structure. Third, selective removal of one block should be done for making lithographic mask. Lastly, inorganic components are deposited by evaporation process from perforated BCP template, which is referred to as pattern transfer process. For the improved DSA nanolithography process, four new methods are discussed here. The method includes a new non-destructive surface energy test, a new BCP pattern with modified pattern symmetry, a PS-b-PMMA lamellar pattern with a high aspect ratio that allows wet etching, and finally a highly reactive three dimensional heterogeneous material.
마이크로 디바이스는 미래 산업인 반도체, 에너지, 의학 분야 등에서 중요한 부분을 차지하고 있다. 이러한 마이크로 디바이스는 금속, 세라믹, 고분자 재료와 같은 다양한 재료들로 이루어진 2차원 또는 3차원의 나노 구조를 형성하고 있다. 나노 패터닝 기술은 다양한 재료를 통합시킨 나노 구조를 형성하는데 매우 중요하다. 광식각 공정이 나노패터닝 기술로 주로 많이 사용되지만, 단일 공정으로는 분해능 한계로 인해 50 나노미터 이하로 패턴사이즈를 줄이는 데는 한계가 있다. 상향식 접근법은 하향식 접근법과 결합하여 제어된 나노 구조를 형성할 수 있다는 점에서 많은 연구가 진행되어 왔다. 그 중에서도 블록공중합체 자기 조립을 이용하면 광식각 공정이 가진 분해능 한계를 극복하면서 저비용의 방식으로 30 나노 미터 이하의 치수를 갖는 대면적의 잘 정렬된 나노스케일의 표면 패턴을 형성할 수 있다. 중요한 점은 블록공중합체의 자기 조립을 대량 생산이 가능한 광식각 공정과 통합시킨 유도 자기 조립 (Directed Self-Assembly: DSA) 이라는 기술을 이용해 나노 스케일의 도메인을 가지는 구조를 공간적, 측면적으로 정렬하여 사용 가능한 구조로 형성시킬 수 있다는 것이다.
본 논문에서는 폴리(스타이렌-블록-메틸메타크릴레이트) (PS-b-PMMA) 블록공중합체 시스템에서의 유도 자기 조립 공정 개선에 대한 연구를 주로 다루었다. 유도 자기 조립 공정은 크게 네 단계로 나눌 수 있다. 첫번째 단계는 폴리스타이렌 (PS) 또는 폴리메틸메타크릴레이트 (PMMA) 두 블록 모두 선호하지 않는 표면을 만들기 위해 말단에 하이드록실기 (-OH) 가 달린 랜덤 공중합체, 폴리(스타이렌-랜덤-메틸메타크릴레이트) (PS-r-PMMA)를 형성시키는 것이다. 두번째 단계는 블록공중합체 자기 조립이, 구, 실린더, 라멜라 및 자이로이드 구조를 생성하는 패턴 형성 단계이다. 세번째로는 식각 마스크로 사용하기 위해 하나의 블록을 선택적으로 제거하는 공정이다. 마지막으로, 블록공중합체 마스크로부터 무기 성분을 증착시키는데, 이를 패턴 전사 공정이라 한다. 향상된 유도 자기 조립 공정 나노 식각공정 을 위해 이 논문에서는 각 공정 별로 네 가지의 새로운 방법을 소개한다. 그 방법으로는 새로운 비파괴적인 표면 에너지 검사법, 변형된 패턴 대칭을 가지는 새로운 블록공중합체 패턴, 습식 에칭이 가능한 종횡비가 높은 PS-b-PMMA 라멜라 패턴, 마지막으로 반응성이 높은 3차원의 이종 물질로 구성된 나노 구조에 대해 소개하도록 한다.
