Nowadays, air pollution has become a critical problem in our lives. Therefore, many types of portable air monitoring devices have been developed. Among these, metal oxide gas sensors are suitable for mobile applications due to their small size, low cost and high sensitivity. They usually operate under high temperature conditions ranging from 200 $^\circ C$ to 400 $^\circ C$. In order to reduce the operating power, researchers have tried to combine micro-heating platforms and nano-sized sensing materials. However, through conventional deposition methods, it is hard to integrate sensing materials on selective spot with a size less than 100Ⅹ100 $\mu m^2$
We have developed low power gas sensor that consists of a suspended microheater and one dimensional metal oxide nanostructures. The geometries of the microheaters were optimized by heat conduction analysis and numerical simulation. In addition, through liquid phase deposition (LPD), $SnO^2$ nanotubes were synthesized by substituting ZnO nanowires locally grown on sub-3Ⅹ110 $\mu m^2$ region. Therefore, we could achieve highly sensitive, low power consuming gas sensors
오늘날 대기 오염이 심각해 짐에 따라 모바일 기기를 이용한 대기 환경 모니터링에 대한 관심이 높아지는 가운데, 금속산화물 가스센서는 크기가 작고, 가격이 저렴하며, 높은 감도를 보이기 때문에 모바일 기기용 가스센서로 각광받고 있다. 그러나 금속산화물 가스센서는 가스의 반응을 촉진하기 위하여 고온에서 작동되며 이는 큰 소모전력을 필요로 한다. 소모전력을 줄이기 위하여 MEMS 기술을 이용한 마이크로 히터 플랫폼과 고감도 나노 소재를 결합하려는 노력이 꾸준히 있었으나, 나노 소재 집적기술의 한계 때문에 소모전력을 줄이는 데 한계가 있었다.
본 연구에서는 금속산화물 1차원 나노 소재의 집적기술을 활용하여 초저전력 가스센서를 구현하고 그 성능을 검증한다. 최적 설계를 통해 제작된 공중부유형 마이크로 히터를 이용하여 실리콘 기판으로 누설되는 열을 줄였다. 또한 ZnO 나노와이어를 마이크로 히터의 국소 가열을 통해 합성하고, 이를 템플릿으로 $SnO_2$ 액상증착법을 통해 치환함으로써, 표면적이 큰 $SnO_2$ 나노튜브를 3Ⅹ110 $\mu m^2$ 이내의 영역에 집적하였다. 이를 통해 고감도, 저전력 센서를 구현할 수 있었다.
