A beam-lead stripe laser diode was fabricated and characterized. That laser diode is used for hybrid type OEIC. Beam-lead was fabricated by Au plating on a planar stripe laser diode which used the wafer grown by LPE. Beam-lead can reduce parasitic inductance and can be a heat sink. We measured the thermal resistance of a beam-lead stripe laser diode and showed that beam-lead is good heat sink.
