In directed self-assembly lithography (DSAL), contact or via holes are indirectly formed through guide patterns (GPs). Thus the integrity of GPs is very important, in particular when GP shape is large and complex. The limitation in GP shape calls for careful consideration in physical design stage. We address problems of placement optimization and redundant via insertion for DSAL; the problems become more complex when DSAL is used with multiple patterning (MP-DSAL), which are also discussed. We also argue that conventional mask synthesis and veri?cation are obsolete in DSAL. Inverse DSA and inverse lithography are proposed for DSAL mask synthesis, fast veri?cation of GPs based on machine learning technique, and cut mask optimization for MP-DSAL are discussed.
반도체 공정 기술이 10nm 급 이하로 초 미세화 됨에 따라 홀(hole) 패턴의 크기와 간격이 기존의 광 리소그라피 기술의 해상도 한계를 넘어섰다. 고분자 이중 공중합체(diblock copolymer)의 직접 자기조립 특성을 이용한 리소그라피 기술(directed self-assembly lithography 혹은 DSAL)은 비용, 처리속도, 패터닝 해상도 측면에서 우수한 성능을 보이고 있어 초 미세 패터닝의 차세대 해법으로 주목을 받고 있다. DSAL 기술에서는 guide pattern (GP)을 통해 초 미세 홀 패턴이 간접적으로 형성된다. 따라서 GP를 정확히 형성하는 것이 매우 중요한데, 그 모양이 크고 복잡할 수록 정확한 형성이 어려워 DSAL에 적합하지 않다. 따라서 이러한 크고 복잡한 형태의 GP가 필요하지 않도록 회로 설계를 해야한다. 이와 관련하여 본 학위 논문에서는 DSAL 을 고려한 cell placement 최적화 문제와 redundant via의 위치를 결정하는 문제를 다루었다. 한편 DSAL 기술은 GP 형성을 위한 광 리소그라피와 고분자의 자기조립의 두 가지 독립적인 과정으로 이루어져 있기 때문에, 전통적인 광 리소그라피에만 최적화된 기존의 마스크 합성 기법이 그대로 적용될 수 없다. 이와 관련하여 본 학위 논문에서는 최적의 GP 모양을 역산하는 inverse DSA 문제를 다루었고, 기계 학습을 통해 전칩 수준의 GP들에 대한 오류 여부를 빠르게 검사할 수 있는 기법을 연구하였다. 또한 초 미세 배선 패턴 형성을 위한 line-end cut 공정에 DSAL이 응용될 경우, cut 마스크를 최적화하는 문제를 다루었다.
