The high performance GaN light emitting diode (LED) from sapphire wafer has been transferred on a plastic substrate with 308nm XeCl laser lift off (LLO) for flexible lighting and display applications. For non-wetting transfer process, new kinds of carrier substrates were investigated. SU-8 passivation with thermal release tape (TRT) adhesive gives structure coverage and adhesion so that it can be an excellent candidate for a new carrier substrate. The dimensions of the laser beam are also modified in two types (3um x 5cm and 1.2mm x 1.2mm) to verify stress when decomposition of GaN occurs. Laser lift-offed undoped GaN(u-GaN) surface is also analyzed by Atomic Force Microscope(AFM) and Scanning Electron Microscope(SEM). With careful optimization of carrier substrate and laser beam conditions, we can fabricate flexible GaN LED on polyimide substrates which shows similar electrical properties to the GaN LED on sapphire substrate.
조명과 디스플레이에 적용하기위해 308nm 의 XeCl 레이저를 이용한 레이저 박리를 이용, 사파이어 기판위에 형성된 고성능의 질화갈륨(GaN) 발광다이오드(LED)를 플라스틱 기판에 전사하였다. 습식식각 공정을 피하기 위해서 새로운 캐리어 기판들이 고찰되었다. SU-8 보호층과 Thermal Release Tape를 이용한 캐리어 기판은 소자영역을 균일하게 강한 접착력으로 잡아주는 훌륭한 후보군이라는 것을 확인하였다. 레이저 빔의 형태또한 두 가지 종류($3 $\mu m \times 5cm and 1.2mm \times 1.2mm$)로 바꾸어 GaN의 분해 과정에서 발생하는 스트레스를 달리하였다. 레이저 박리 된 u-GaN 표면은 Atomic Force Microscope(AFM)과 Scanning Electron Microscope(SEM)을 이용해서 분석되었다. 캐리어 기판과 레이저 빔 조건의 최적화를 통해 최종적으로 플렉서블한 GaN LED를 폴리이미드 기판에 형성하였고 사파이어 기판에 형성된 GaN LED와 유사한 전기적 특성을 나타내었다.
