CdTe has been regarded as an attractive material for a solar cell because of its optimum band gap (1.4eV) and high optical absorption coefficient (over 105 $cm^{-1}$ in optical range). Recently CdTe solar cells are growing rapidly at photovoltaic markets because of its moderately high module efficiency of 15% and low-cost competitiveness of 1$/Wp. Thin film CdTe/CdS solar cell had recorded the efficiency of 20% and module efficiencies exceeded 17%.
However, CdTe solar cells need higher efficiency to further reduce the module cost and increase the market share. There are several challenging points to improve the efficiency such as low resistance contacts, high transparency window and low defect density junctions, etc.
In this research, Na doped ZnTe layer was employed as a back contact material to improve the stability of CdTe solar cells. The result showed that the CdTe solar cells with better stability compare to Cu contact were achieved using an optimized ZnTe:Na back contact.
For the more, Cu-solution back contact process is applied to CdTe thin film solar cells to achieve high short circuit current. By optimizing the condition of annealing process, CdTe cells fabricated by close space sublimation in the superstrate configuration have achieved Jsc as high as $26mA/cm^2$, which is about $2-3mA/cm^2$ higher than the highest Jsc for the reference cells using the standard Cu/Au back contacts.
In the last, ZnO highly resistive transparent oxide layer is applied to CdTe solar cells to reduce the thickness of CdS window layer. Inserting ZnO HRT layer makes CdS window layer from 200nm thick to 70 nm without any losses in Voc and FF. The influence of ZnO layer is studied in combination with various CdS thickness. The ZnO layer was found to significantly increase the open ciruit voltage of the solar cells with very thin CdS layer.
With Cu-solution back contact process and insertion of ZnO layer, CdTe solar cells recorded 15% efficiency with $26mA/cm^2$ Jsc.
CdTe는 박막 태양전지 제조에 적합한 밴드갭(1.4eV) 특성과 높은 흡수계수 $(10^5cm^-1)$ 를 가진 물질이다. 최근 CdTe 태양전지는 15% 이상의 모듈 변환효율과 1$/Wp 이하의 낮은 생산가로 경쟁력을 지니고 있다. CdTe와 CdS로 구성된 이종접합 박막 태양전지는 소면적에서 20%의 효율을 기록하였고 17%이상의 모듈 효율을 기록하였다.
하지만 CdTe 태양전지의 고효율화를 위해서는 모듈의 생산단가를 낮추고 시장의 증가가 필수적이다. 이를 위해서는 전극의 낮은 저항, 창층의 높은 투과도, 다이오드 접합의 낮은 결함 등의 과제 해결이 필요하다.
본 연구에서는 CdTe의 효율 안정성을 위해 Na가 도핑된 ZnTe를 후면 전극으로 적용하였다.Na 도핑된 ZnTe 후면 전극을 사용한 경우에는 기존의 Cu를 사용한 전극보다 안정된 효율의 특성을 보였다.
추가적으로 CdTe 태양전지의 단락전류 향상을 위해 Cu 용액 전극 처리법을 도입하였다. 전극의 열처리 최적화를 통해 근접승화법으로 제조된 CdTe 태양전지는 $26mA/cm^2$ 의 우수한 단락전류 밀도 특성을 보였다. 이는 기존의 Cu/Au 전극을 사용한 것과 비교하여 $2-3mA/cm^2$ 더 높은 단락전류밀도이다.
마지막으로 CdTe 박막 태양전지에 ZnO 고저항 산화막을 삽입하여 CdS 창층의 두께를 줄이고자 하였다. CdS 창층의 두께를 200 nm에서 70 nm로 줄이면서, 발생할 수 있는 개방전압과 충실도의 하락은 ZnO 고저항 산화막의 삽입을 통해 해결하고자 하였다. 다양한 CdS 창층의 두께에 따른 ZnO 산화막의 영향을 연구하였다. ZnO 고저항 산화막은 매우 얇은 CdS 창층을 사용하면서도 개방전압을 증가시키는 것을 관찰하였다.
Cu 용액 전극처리법과 ZnO 고저항 산화막의 도입으로 변환효율 15%, $26mA/cm^2$ 의 단락전류밀도의 특성을 가지는 CdTe 박막 태양전지를 제조할 수 있었다.
