Electrical characteristics of small size ion-implanted MOSFET's are characterized based on analytical model that includes short channel, narrow width, and velocity saturation effects. Theoretical results on threshold voltage shift in short channel or narrow width devices are in good agreement with the experimental results. A comparison of the electrical characteristics of MOSFET's with and without ion-implantation leads to the conclusion that the field implant dose significantly affects the threshold voltage behaviour in narrow width devices.
Also considered is the external resistance that is important for the characteristics of short channel devices. Under these considerations, the Level 2 Model in SPICE 2.G is extended to the ion-implanted MOSFET's in Part I and simple, but accurate MOSFET model in Part II.
본 논문의 Part I 에서는 기존의 SPICE 2.G Level 2 Model 을 이온 주입된 MOSFET 소자에 적용할 수 있도록 확장 시켰고, Part II 에서는 보다 더 정확한 모델을 전개 하였다.
두 모델에서는 각각 소자크기가 감소함으로써 나타나는 short channel effect, narrow width effect 그리고 velocity sataration effect 를 고려한 해석적 모델들로서 소형소자에 있어서의 임계전압의 이론치와 실험치가 잘 일치 하였고 (약 7% 이내), 특히 narrow width 를 갖는 소자에 있어서 field implant dose 양이 임계전압 변화에 상당한 영향을 줌을 알았다. 위 두 모델로 I/V 특성을 시뮬레이션 한 결과 실험치와 이론치가 10% 이내로 일치하는 결과를 얻었다.
