The effect of hydrogenation and annealing on the transport and optical properties has been investigated on the amorphous silicon.
Vacuum annealing at gradually higher temperatures lowers the room temperature conductivity and raises the optical band gap until 350℃ is reached.
It has been shown that heat treatment in a hydrogen plasma of pure silicon film after electron gun evaporation yields a material similar to films prepared by a glow discharge decomposition of silane.
The room temperature conductivity is as low as $4×10^{-9} ohm^{-1} cm^{-1}$ and optical band gap up to 1.69 eV.
The temperature dependence of conductivity is singly activated from above 280˚K, but there is a sudden increase in conductivity around 400˚K. This indicates that dehydrogenation may occur at relatively low temperature compared with films prepared by a glow discharge decomposition of silane.
It is concluded that effective hydrogenation can be achieved by diffusing atomic hydrogen through the amorphous silicon films by performing proper heat treatment.

350℃에서 hydrogenation된 시료의 전기전도도는 상온 이상에서 singly activated 형태로 표시되나, 400˚K 이상에서는 갑자기 증가했다. 이는 dehydrogenation이 비교적 낮은 온도에서 일어남을 의미한다.
