Systems for display, transmission and memory of information with the help of light are widely used. Therefore, it is necessary that the optoelectronic devices, their essential components, have high performance which can be obtained by the monolithic integration of optoelectronic devices and electronic devices to form functional optoelectronic integrated circuits. In this thesis, first, overview, brief history and classifications of OEIC are described. The characteristics of various integration structures, integrable lasers and high speed electronic devices are discussed. Based on these considerations, a new OEIC design method is proposed in which the essential layouts of the electronic devices are placed first, and then epilayers for the optoelectronic devices are selectively grown on the opennings in the mask which covers the layouts of the elecgronic devices.
Selective epi-growth, vertical mirror formation and Zn diffusion, which are the basic technologies for the fabrication of OEIC, are studied in detail.
$\circ$ Trench Attached Selective LPE (TASLPE) technique is proposed and proved to be useful for the uniform epi-growth and the fabrication of the index-guided laser diode.
$\circ$ Two Step Etching Technique (TWOSET), a simple wet chemical etching method, is developed for the formation of the vertical mirror of the integrated lasers, and tandem lasers are successfully fabricated by this method.
$\circ$ Zn diffusion into GaAs through $Al_{0.3}Ga_{0.2}As$ is analyzed, and proved by experiment. A new diffusion method, Double Diffusion Process (DDP), is proposed. It is shown that with this technique it is possible to control two different diffusion fronts separately. A P-Gate SCR laser is successfully fabricated by adopting DDP.
In order to integrate comprehensively the proposed OEIC design method and the developed basic technologies, a new vertical OEIC, which contains a vertical JFET below the high index-guided laser diode, is proposed and fabricated experimentally.
First, $n^-$ -GaAs layer is grown on $n^+$-GaAs substrate, and then the Gates of the vertical JFET are formed by Zn-diffusion. After the covering of the Gate region by $SiO_2$ mask, selective LPE growth is performed to grow epi-layers for laser. Since the laser is located right upon the vertical JFET, device matching and the modulation of the laser can be easily obtained.
When the reverse bias is applied on the gate electrode, it is shown that the intensity of the laser light is modulated. For $V_{GS}=-4V$ and $V_{DS}=4.3V$, the modulation depth is 98%. The analysis of this IC based on Shockley model corresponds to the experimental data.
In conclusion, a new design, basic technologies and a real fabrication of vertical OEIC are studied and proved through experiment.
빛으로 정보의 표시, 전송, 기억을 하는 장치가 널리 사용되고 있다. 따라서 그 핵심이 되는 광전소자의 고성능화가 필요하게 되었으며 이를 위해 광전소자와 전기회로를 동일기판상에 집적하여 다양한 기능을 갖는 회로를 제작하는 광전집적회로에 대한 연구가 필요하다. 광전집적회로의 개관, 광전집적회로의 역사 및 분류를 시도하여 보았다. 새로운 설계방법을 연구하기 위해 집적회로의 구조, 레이저 다이오드의 형태 및 특성에 대한 연구, 집적이 가능한 고속 트랜지스터에 대한 연구를 행하였다. 이로부터 기판의 주요부분에 미리 전자소자의 핵심적 레이아웃 및 장치등을 설치하고 그것을 마스크로 가린뒤 원하는 부분에만 광전소자를 제작하는 새로운 광전집적회로 설계 제작방법을 제안하였다.
광전집적회로 제작의 요소기술인 선택적 에피성장기술, 수직거울면 제작기술 및 Zn 확산기술에 대해 연구하였다.
o. 선택적 에피성장기술로는 도랑부착형 선택액상결정 성장법(TASLPE)을 제안하여 에피의 균일한 성장 및 굴절율도파형 레이저 제작에 적합함을 실제의 실험을 통해 증명하였다.
o. 수직 거울면제작 기술로는 2단계 식각법(TWOSET) 이라는 대단히 간단한 화학식각법을 개발하여 집적형 레이저 제작에 필요한 수직거울면을 제작할 수 있음을 실험적으로 증명하였다.
o. 확산기술로는 현재까지 연구 되어있지 않은 이종접합을 통한 확산에 대해 해석모델을 제시하였으며 이것이 실험식과 정확히 일치함을 보였다. 또한 이중확산공정(DDP)이라는 새로운 기법을 제안하여 이종접합 아래부분에서 두개의 서로다른 확산깊이를 갖는 p-n 접합을 동시에 제어할수 있었고 이를 이용해서 P형 게이트를 갖는 SCR형 레이저를 제작하였다.
본 논문에서의 새로운 광전집적회로 설계 제작방법 및 개발된 요소기술들을 종합적으로 시험해 보기위해 레이저 다이오드와 수직형 전계효과 트랜지스터를 수직으로 직접하는 새로운 형태의 광전집적회로를 제안하고 실험을 통해 이를 증명하였다.
먼저 액상결정 성장으로 $n^-$-GaAs 층을 $n^+$-GaAs 기판위에 기른뒤 수직형 JFET의 gate을 Zn 확산을 통해 형성한다. 이후 gate을 $SiO_2$ 로 가린뒤 원하는 부분에만 레이저용 에피층을 선택적으로 형성해준다. 레이저가 수직형 JFET의 바로위에 놓이게 되므로 소자정합이 손쉽고, 레이저의 변조도 더욱 효율적이다.
실험적 제작을 통해 게이트에 역방향 전압을 가해서 레이저빛의 세기 변조시킬 수 있다는 것을 보였고 $V_{GS}=-4V$이고 $V_{DS}=4.3V$ 일때 변조도가 약 98% 였다. 이 새로운 소자를 Shockley 모델로 근사시켜 해석해본 결과 실험과 잘 부합되었다.
결론적으로 광전집적회로의 새로운 설계기술, 요소기술 및 실제의 제작에 대해서 연구 하였으며 실험을 통해서 이를 증명하였다.
