Novel MOSFET voltage-controlled linear resistors of both grounded and ungrounded configurations are proposed and their performances are studied by computer simulations and experimentation. The sensitivity of the MOSFET resistors to temperature variations is analyzed and a few temperature compensation are proposed. And a method for obtaining effective high resistances is developed for the application to the active RC filter MOS integration. As a design example, active RC filters are designed by new MOS resistors. Satisfactory performances are obtained on the computer simulation because of the electronic controllability and the linearity of the proposed MOS resistors.
MOSFET를 저항으로 이용하기 위하여, MOSFET의 I-V특성의 비선형 항을 제거하는 새로운 방법들이 연구되었다. 2개의, 같은 특성을 가지는 depletion-mode MOSFET로 구성된 전압제어 선형 저항과 depletion-mode MOSFET들로 구성된 floating 전압제어 선형저항, p-channel과 n-channel의 enhancement MOSFET들로 이루어진 floating 전압 제어 선형 저항들이 제안되었다. 새로운 MOSFET를 이용한 저항에서 MOSFET 특성 중 고차항에 의한 영향과 온도변화에 따른 영향도 연구되었으며, 온도변화에 따른 영향을 보상하기 위한 방법들이 제안되었다. 또한, MOSFET로 된 저항을 이용한 능동 RC 필터를 시뮬레이선하였으며, 높은 저항치를 얻기 위한 집적회로화에 유용한 방법들이 제안되었다. 컴퓨터 시뮬레이션 결과에서 MOSFET로 구성된 전압제어 선형저항은 아날로그 회로의 MOS 집적화에 유용함이 확인되었다.
