Nanotechnology provides the possibility of enabling advances in various fields ranging from electronic system and optoelectronic system to energy area. In particular, single crystal (s-c) silicon nanowires (SiNWs) have the limelight as a sensor or a transistor because of their well-established fabrication process, easy control of electrical properties, superior electrical properties, high surface to volume ratio, facile surface functionalization, mechanical and chemical robustness, and so on. Furthermore, the SiNW array is the candidate for flexible devices due to their outstanding performance, low operating voltage, and bendability. However, the practical fabrication of functional devices using s-c SiNWs has been disturbed due to the difficulty for fabrication of s-c SiNWs in a large area. Though there are various fabrication methods represented by top-down and bottom-up, commercially practical ways have not been demonstrated. The top-down method through e-beam lithography on a silicon-on-insulator (SOI) wafer is excessively low throughput and high cost process. Also, bottom-up method through vapor-liquid-solid (VLS) growth has positioning, alignment, and low throughput issues. In this thesis, we introduce the practical fabrication method for well aligned SiNWs in the highly controlled manner. At first, we fabricated sub-30 nm metallic line patterns on the s-c silicon wafer with low doping density using directed self-assembly (DSA) of block copolymers (BCPs) and solvent-assisted nanotransfer printing (s-nTP) technique. Following the reactive-ion-etching (RIE) process precisely defined s-c SiNWs in a large area. Importantly, by changing the molecular weight of BCPs, vertically etched depth, and crystal orientation of the silicon wafer, we could modulate height, width, and crystal orientation of the SiNWs. The defined SiNWs were transferred on diverse substrates such as a silica wafer or a flexible PI substrate through the solvent-assisted nanotransfer printing (s-nTP) technique. In addition, we fabricated schottky barrier field-effect transistors (FETs) with in-plane alignment using the transferred SiNWs and characterized electrical properties of it. We expect that our approach proposes the practical method to make various devices based on SiNWs in a large area.
나노기술은 전자기기나 광전자기기 시스템에서부터 에너지 분야에 이르기 까지 다양한 분야의 진보를 가져올 가능성이 있다. 특히 단결정 실리콘 나노와이어는 잘 정립된 실리콘 기반 공정, 전기적 성질의 용이한 조절, 우수한 전기적 특성, 높은 비표면적, 용이한 표면의 기능화, 기계적 화학적 안정성 등의 장점 때문에 미래의 센서나 트랜지스터로 각광을 받고 있다. 더욱이 실리콘 나노와이어 배열은 우수한 성능과 낮은 동작 전압, 구부러질 수 있는 성질로 인하여 유연한 소자를 제작하기 위한 핵심 부품으로 사용될 수 있다. 하지만 대면적에 정렬된 단결정 실리콘 나노와이어를 제조하기 어렵기 때문에 단결정 실리콘 나노와이어를 이용한 기능성 소자의 실질적인 제작이 어려운 상황이다. 비록 탑-다운과 바텀-업으로 대표되는 다양한 제조방법들이 있지만, 상업적으로 유용한 제조방법은 부재한 실정이다. SOI 기판과 e-beam 리소그래피를 이용하는 탑-다운 방식은 생산성이 매우 낮고 공정 비용이 비싸다는 단점이 있다. 또한, VLS 성장법을 이용한 바텀-업 방식은 실리콘 나노와이어를 원하는 위치에 위치시기거나 배열하기가 어렵고 생산성이 낮은 공정이라는 단점이 있다. 이 논문에서는 정교하게 컨트롤 된 방식으로 잘 정렬된 실리콘 나노와이어를 제조하는 방법이 제시되었다. 첫 단계에서 우리는 블록공중합체의 자기조립과 용매주입 나노전사 프린팅 기술을 이용하여 저농도로 도핑한 단결정 실리콘 웨이퍼 위에 30 nm 이하 크기의 금속 라인 패턴을 형성하였다. 다음 단계에서는 반응성-이온-식각 공정으로 단결정 실리콘 나노와이어를 대면적에서 형성하였다. 중요하게도, 블록공중합체의 분자량, 에칭하는 깊이, 실리콘 웨이퍼의 결정 방향을 바꿈으로써 실리콘 나노와이어의 높이, 너비, 결정 방향을 조절할 수 있다. 에칭공정을 통해 형성한 실리콘 나노와이어를 용매주입 나노전사 프린팅 기술을 통해서 실리카 기판이나 유연한 폴리이미드 기판 등 다양한 기판에 전사하였다. 대면적에 전사한 실리콘 나노와이어를 이용하여 쇼트키 장벽 전계 효과 트랜지스터를 만들고 소자 특성을 측정해 보았다. 실리콘 나노와이어를 제조하기 위한 우리의 방식은 실리콘 나노와이어에 기반한 다양한 소자를 대면적에서 제작하는 유용한 방법이 될 것이라고 기대한다.
