Au-TiO2-Ti metal-insulator-metal (MIM) nanodiodes were used to probe hot electron flows generated upon photon absorption. When light is absorbed in a gold thin film, which is the top electrode of the MIM nanodiode, hot electrons are generated. These hot electrons can travel ballistically across the potential barrier, formed by a thin film of TiO2, leading to a photocurrent. Here, we demonstrate amplification of the hot electron flow by localized surface plasmon resonance on a connected gold island nanostructure fabricated by annealing the Au-TiO2-Ti nanodiodes at elevated temperatures. We show changes in morphology of the gold thin films that lead to changes in the conductive properties of the MIM junction and amplification of the photocurrent. The photocurrent exhibited an exponential dependence on the thickness of the TiO2 film, which is consistent with the tunneling mechanism in hot electron transport. Analysis of these data suggests an intrinsic correlation between the photocurrent due to hot electron flow and localized surface plasmon resonance in the Au-TiO2-Ti nanodiodes.
광전지 또는 광촉매 소자를 통하여 높은 에너지 전환 효율을 얻기 위해서는 반도체에서의 전자-정공 분리 시스템을 대체 할 수 있는 높은 효율의 전자-정공 분리 시스템을 찾아내는 것이 아주 중요한 과제이다. 최근 그 중 하나로써 플라즈모닉 에너지 전환에 관한 연구들이 촉망 되어지고 있다. 플라즈모닉 에너지 전환은 표면 믈라즈몬에 의해 발생되는 핫전자의 생성을 기반으로 한다. 핫전자란, 화학반응이나 광 에너지와 같은 외부에너지가 금속에 가해졌을 때, 열적 평형상태보다 1 - 3 eV 정도 높은 운동에너지를 가지고 있는 전자를 말한다. 이러한 핫전자는 수십 fs 의 수명시간과 10 nm 정도의 평균자유행로를 가지므로, 핫전자를 검출하기 위해서는 10 nm 이하의 아주 얇은 금속 박막과 산화물의 접촉에 의해 형성되는 Schottky 장벽을 통해 검출되어질 수 있다. 그리고 금속 박막의 나노 구조화를 통하여 발생되는 국부적 표면 플라즈몬 공명 효과에 의하여 빛의 흡수를 증가시켜 핫전자를 증폭시킬 수 있다.
본 연구에서는 금속-산화물-금속 나노 소자에서 산화물의 두께를 수 나노 크기의 아주 얇은 박막으로 제작함으로써, 금속과 산화물 사이의 장벽을 넘는 핫전자 뿐만 아니라, 장벽의 크기보다 작은 핫전자들을 터널링 메커니즘을 통하여 검출 할 수 있도록 제작하였다. 이는 플라즈모닉 에너지 전환에 일반적으로 쓰였던 금속-산화물 Schottky 나노 소자에서 이용되지 못하는 장벽의 크기보다 낮은 에너지를 가지는 핫전자를 이용함으로써 효율을 증가 시킬 수 있다.
