In this thesis, an innovative and simple method to achieve a plastic deformation technique in MEMS devices by solely electrical control with ultrafine tuning resolution is proposed. Furthermore, new application is proposed to enhance mechanical reliability in MEMS devices through the proposed plastic deformation technique. The proposed plastic deformation technique adopted the creep phenomenon to achieve the desired plastic deformation. The creep phenomenon can cause plastic deformation with rela-tively weak electrostatic force since the creep phenomenon can be controlled by time, temperature. While voltage input induced stress on the device to start the creep phe-nomenon, Joule heating was applied to accelerate the creep phenomenon. Then, plastic deformation was successfully demonstrated with solely electrical control, where The plastic deformation the tuning resolution was demonstrated at a sub-100nm level. Then, the enhancement of the mechanical reliability was also observed by the mechani-cal failure recovery through the plastic deformation. The recovered value only differ 0.23% from the original value.
본 논문은 MEMS 소자의 반복적인 동작과정에서 원치 않던 변형을 일으켜서 문제가 되었던 Creep 현상을 오히려 의도적으로 컨트롤하여 MEMS 소자의 특성을 조절하기 위한 영구변형 방법으로 사용한 최초의 연구이다. 이러한 Creep 현상에서의 기계적인 변형은 결국 소자에 걸린 응력과 온도에 의해서 발생하는 원자들의 Diffusion 과정에 의해 지배되는 것이기 때문에, 본 연구에서는 Electrostatic Force를 이용해 응력을 컨트롤하고 Joule Heating을 이용해 온도를 컨트롤 함으로서 이러한 현상을 통제할 수 있었다. 실제로 MEMS 소자를 제작하여 측정한 결과 기존의 적용되었던 영구변형 방식으로는 할 수 없던 외부적 도구 없이 단순히 전압과 전류만을 이용하여 영구변형을 일으킬 수 있었고, 뿐만 아니라 기존의 수 μm수준으로 컨트롤되던 영구변형을 Sub-100nm수준까지 컨트롤 할 수 있게 되었다.
