Multilayer ceramic capacitor (MLCC) has been widely used in various electronic devices such as personal computer, cell phone, and other electrical products for storing energy, filtering signals, and electric circuit protection.
Epoxy pastes can be used as interconnection between MLCC and electrodes. Conventionally, good elec-trical conductive metal powders such as gold, silver, and their alloys have been used as fillers in paste. These metals have good electrical conductive and thermal conductive properties. However they are expensive. Nowa-days, Copper powders have been used as fillers for conductive paste because of their lower price, good electrical conductivity, and good thermal conductivity.
When using Copper powders as conductive fillers, the issue is the electrical conductivity of Cu/epoxy paste. Cu/epoxy paste provides electrical path between electrodes through physical contacts between Cu pow-ders. However, Copper oxide disturbs the electrical flow. In this research, in order to increase the electrical prop-erties of Cu/epoxy paste, Thermal acid generator (TAG) and Sn58Bi solder powders were added into the Cu/epoxy paste. TAG materials generate acid to remove native oxides of copper powders and Sn58Bi powders. Copper powders and Sn58Bi solder powders melted and Cu-Cu network, Cu-Sn58Bi network were made during the Cu/Sn58Bi/TAG/epoxy paste curing process. The formation of these networks improves the electrical con-ductivity of Cu/Sn58Bi/TAG/epoxy paste.
In chapter 2, effects of Copper powder size and shape on the sheet resistance of Copper/epoxy paste were studied. As Cu powder contents get higher, the sheet resistance of pastes has tendency to lower. The sheet resistances of pastes decrease using bigger Cu powders. Using mixture of sphere particle and flake particle, the sheet resistances of pastes decreased more.
In chapter 3, effects of Thermal acid generator addition on the properties of Copper/epoxy paste and on the properties of epoxy resin were studied. Removal of the oxide of copper causes the improvement of the elec-trical properties of Cu/epoxy paste.
In chapter 4. effects of Thermal acid generator (TAG) addition and Sn58Bi solder powder addition on the properties of Copper/epoxy paste were studied. When using Sn58Bi solder at formation electrical conductive path, epoxy used in Cu/epoxy paste should has low EEW. When using high EEW of epoxy, the high content of Cu powders should added into Cu/epoxy paste to improve the electrical properties of Cu/epoxy paste.
In chapter 5, it was confirmed that small amount of TAG material addition have enough effect to re-move oxides. And This small amount of TAG material addition is supposed to have small effects of acid to sur-roundings.
Multilayer ceramic capacitor (MLCC)는 전기기기의 부품으로 personal computer, 휴대폰 등의 사용되는데 그 목적은 에너지의 저장, 신호의 필터링, 그리고 회로의 보호에 있다.
Epoxy paste는 MLCC 패키징에서 Ni/Au 전극과 Cu/glass frit 층의 연결에 쓰인다. 전통적으로 좋은 전도성과 열전도성을 가진 금, 은, 혹은 그들의 합금의 powder를 전기전도성 입자로 사용했다. 하지만, 이들의 가격이 계속 상승하며 MLCC에 이용되는 접착제 등의 전기전도성 접착제에 전기전도성 입자로 구리를 사용하기 시작했다. 구리는 좋은 전기전도성과 열전도성을 가지고 있으며, 가격 또한 저렴하다.
하지만 구리를 전기전도성 입자로 사용할 때, 전통적인 paste보다 낮은 전기적 특성이 문제이다. 이들의 문제는 전기전도적 특징이 입자의 물리적 접촉에 의한 것에서 오는 문제이다. 구리를 사용한 경우에도 구리 입자의 물리적 접촉을 통해서 전기전도를 위한 길이 만들어지는데 구리의 경우 표면의 산화막이 전기전도를 방해한다.
이 연구에서는 접착제의 전기적 특성의 향상을 위해 열산발생제와 Sn58Bi 솔더 입자를 paste에 첨가한다. 열산발생제는 특정 활성온도에서 분해되며 산을 발생시킨다. 이렇게 발생한 산은 구리 및 솔더 표면의 산화막을 제거할 수 있다. 산화막이 제거되면 구리 입자간, 그리고 구리 입자와 솔더 입자의 단순 물리적 접촉이 합금을 형성하며 금속화합물로 전기전도를 위한 통로를 만들다. 금속화합물의 전기전도 통로는 paste의 전기전도적 특성을 향상시킨다.
챕터 2에서는 구리 입자의 모양과 크기에 따라서 paste의 전기전도적 특성이 어떻게 변하는지 볼 수 있다. 구리 입자의 크기가 클수록, 그리고 플레이크 형태를 혼합한 경우 paste의 전기전도적 특성을 향상시킬 수 있다.
챕터 3에서는 열산발생제를 첨가가 전기전도적 특성에 어떤 영향을 주는지 연구했다. 열산발생제에 의해 산화막이 제거돼 구리 입자간의 금속화합물이 형성되며 전기전도적 특성을 향상시킨다.
챕터 4에서는 열산발생제와 Sn58Bi솔더 입자를 동시에 첨가했을 때 paste의 전기전도적 특성의 변화를 관찰한다. 이 때 Sn58Bi 솔더 입자가 금속화합물을 형성하기 위해서는 낮은 EEW의 에폭시를 사용해야 하는데 솔더에 의한 금속 화합물이 형성되는 경우 paste의 전기전도적 특성이 크게 향상된다.
챕터 5에서는 챕터 4에서 찾은 조성에 대해서 열산방생제의 양을 조절해 잔류산이 남지 않는 조성을 확인했다.
