Cluster tools, each of which consists of several single-wafer processing chambers, a wafer handling robot and loadlocks for wafer cassette loading, have been widely used for various wafer fabrication processes. Recently, they tend to be connected together or more chambers are serially configured in a tool with multiple robots in order to reduce lot transfers between tools and increase the tool throughput by parallelizing a long process step with multiple chambers. One of the objectives of this research is to provide a unified cyclic scheduling method for such sequentially connected tools. Another objective is to discuss optimal scheduling of transient cycles for cluster tools. Scheduling problems of transient cycles such as start-up cycles and close-down cycles have not been well addressed compared to those of steady full cycles in which cluster tools can repeat identical work cycles. However, the proportion of the transient cycles has become larger than before due to smaller lot size. For these problems, we use the concept of the workload, the minimal time to produce a wafer at the resource, and extend the workload to the problems for sequentially connected tools and transient cycles.
In Chapter 2, we examine cyclic scheduling problems of sequentially connected cluster tools with separated input and output modules, which include linear cluster tools and in-line multiple cluster tools. We first compute workloads for each process step and each robot, of which the maximum provide a lower bound of the tool cycle time. We then identify an assignment rule of assigning the chambers to the process steps that makes the tool cycle time independent of the order of using the parallel chambers. We also propose robot task sequences for each component cluster tool, which are modified from the well-known backward sequence or swap sequence. We prove that the modified backward sequence and the swap sequence are optimal for single-armed component tools and dual-armed component tools when one of the process steps, not a robot, is the bottleneck. Finally, we present a scheduling strategy which controls robot task timings to deal with interference of wafer flows between each pair of adjacent component cluster tools, which is complicated by blocking due to limited buffer capacity between them.
In Chapter 3, we examine cyclic scheduling problems of sequentially connected cluster tools with a single input and output module, which includes multi-cluster tools as well as linear cluster tools. Similar to Chapter 2, we identify the workload for each process step and each robot because the maximum of the workloads is a lower bound of the tool cycle time. We then propose a rule of assigning the chambers to each process step that makes the tool cycle time insensitive to the order of using parallel chambers. We also propose a modification of the well-known simple robot task sequence for each component cluster tool and prove the modified backward and swap sequence are optimal for single-armed tools and dual-armed tools, respectively, when one of the process steps is the bottleneck. After that, we present a simple wafer release timing strategy that prevents blocking due to wafer flow interferences between adjacent component cluster tools. As an extended problem of the sequentially connected tool with a single input and output module, we examine cyclic scheduling problems of track systems which consist of many parallel chambers and have both forward wafer transfer and backward wafer transfer. Scheduling problems of track systems include additional issues such as robot sharing for both pre-scan process and post-scan process, nonidentical access times between parallel chambers, and time window constraints on process times. Using the property that the photolithography process of the stepper is typically the bottleneck, we present sufficient conditions for which the modified conventional sequence is optimal.
In Chapter 4, we examine scheduling of cluster tools including transient cycles such as start-up and close-down cycles. First, we identify fundamental properties of tool behaviours including non-cyclic transient cycles. Then, we analyse transient cycles of single-armed cluster tools operated by the well-known backward sequence. Using the identified properties, we prove that the backward sequence has the minimum makespan in most practical cases. We also extend the result to the cluster tools with parallel chambers in which one process step may have more than one chamber. In addition, we develop a linear programming model to find the minimum makespan of the backward sequence. Lastly, we deal with scheduling problem of multiple lots including lot-switching transient cycles and transient operation scheduling of dual-armed cluster tools with the swap sequence as extended problems.
In this thesis, we analyse generic properties for cyclic scheduling of sequentially connected cluster tools and transient operation scheduling of single cluster tools. For various scheduling problems of cluster tools, we use workload-based scheduling analysis. Then, we propose optimal scheduling strategies for the tools, which can deal with the cases with many parallel chambers. Derived scheduling ways have advantages such as repetition of simple robot tasks, compatibility with the conventional sequences and easily implementable logic. These results can be applied to other cluster tools with similar architecture and multi-robot systems in other domain. Most of the cyclic and non-cyclic scheduling problems are addressed but there are additional challenging problems such as cyclic scheduling of sequentially connected tools for concurrent processing with multiple wafer types and transient operation scheduling of cluster tools with multiple lots with different wafer flow patterns.
클러스터 장비는 대부분의 웨이퍼 생산 공정과 평면 패널 제조 공정에 널리 사용되어져 왔다. 최근 장비간의 물류 이동을 줄이고 설비 생산성을 향상 시키기 위해 기존의 단일 클러스터 장비 형태에서 더욱 복잡하고 발전된 형태인 순차적으로 연결된 클러스터 장비가 출현하였다. 본 연구는 이러한 순차적으로 연결된 클러스터 장비(SCCT: Sequentially Connected Cluster Tools)의 스케쥴링 문제에 대해 연구하였다. 해당장비는 크게 웨이퍼의 입출력 모듈이 분리된 경우와 입출력 모듈이 하나인 경우로 나뉜다. 입출력 모듈이 분리된 장비로는 직렬 클러스터 장비, 인라인 형태의 멀티 클러스터 장비가 있으며 입출력 모듈이 단일인 장비는 멀티 클러스터 장비와 트랙 시스템이 해당된다. 순차적으로 연결된 클러스터 장비의 스케쥴링 문제는 다수의 로봇 존재, 제한된 버퍼 용량, 인접한 클러스터 장비간의 잦은 웨이퍼 이송, 공정스텝의 다양한 배치 가능성으로 인해 기존의 단일 클러스터 장비의 스케쥴링 문제에 비해 높은 복잡성을 가진다. 뿐 만 아니라 본 연구에서는 일반적인 클러스터 장비의 전이 사이클에 대한 최적 스케쥴링도 논의하였다. 스타트업(start-up)과 클로즈다운(close-down)과 같은 전이기간에서의 스케쥴링 문제는 안정상태에서의 스케쥴링 문제에 비해 충분히 연구되지 않았다. 하지만, 최근 로트의 사이즈가 작아지고 소품종 대량 생산 추세로 가면서 전이기간에서의 스케쥴링 비중이 커지고 있다. 앞서 언급한 스케쥴링 문제들을 해결하기 위해서 본 연구에서는 기존의 워크로드(workload) 개념을 확장하여 사용하였다.
2장에서는 입출력 모듈이 분리된 SCCT의 최적 스케쥴링 방안에 대해 연구하였다. 이를 위해 먼저 각 공정스텝과 로봇의 워크로드를 분석한다. 분석된 워크로드는 장비 사이클 타임의 lower bound를 제공한다. 그 워크로드를 이용하여 장비의 사이클 타임이 병렬 챔버의 사용 순서에 독립적으로 만드는, 공정스텝에 챔버를 할당하는 규칙을 규명하였다. 또한, 각 콤포넌트 클러스터 장비들의 운영을 위해 기존에 잘 알려진 백워드(backward) 방식과 스왑(swap) 방식에서 변형된 로봇 작업 순서를 제안하였다. 우리는 이러한 로봇 작업 순서가 공정 스텝이 해당 장비의 병목일 경우 최적임을 증명하였다. 마지막으로 제한된 버퍼 용량으로 인해 더욱 복잡해지고, 인접한 콤포넌트 장비들의 잦은 웨이퍼 이송으로 인한 간섭을 다룰 수 있는 스케쥴링 전략을 제시하였다. 해당 전략은 웨이퍼가 장비에 투입되는 시점을 장비 사이클 타임에 맞추어 조절하는 전략이다. 또한, 도출된 최적 스케쥴링 방안을 활용하여 한팔 및 양팔 장비를 모두 스케쥴링 할 수 있는 절차를 제시하였다.
3장에서는 입출력 모듈이 하나인 SCCT의 최적 운영 방안을 도출한다. 해당 장비의 스케쥴링 문제는 공정을 마치고 출력 모듈로 돌아오기 위해 역방향 웨이퍼 흐름이 불가피하며, 2장에서 다룬 입출력 모듈이 분리된 장비에 비해 더 잦은 버퍼의 이용과 웨이퍼 이송으로 인해 스케쥴링 복잡도가 커진다. 먼저 장비 사이클 타임의 lower bound를 분석하였으며 공정스텝이 각 콤포넌트 장비의 챔버에 순차적으로 병렬화하여 배치될 때 해당 lower bound가 병렬 챔버의 사용순서에 무관함을 증명하였다. 또한, 버퍼의 용량이 2개 이상인 경우와 극단적으로 하나인 경우에 수정된 기존 로봇 작업 순서가 최적이 되는 충분 조건을 제시하였다. 마지막으로 역방향 웨이퍼 흐름으로 더욱 복잡해지는 웨이퍼 흐름을 다루기 위해 로봇 작업 시점에 대한 스케쥴링 전략을 제안하였다. 또한, 응용문제로써 입출력 모듈이 단일인 SCCT의 확장된 형태인 트랙시스템의 스케쥴링 문제에 대해 연구하였다. 트랙시스템은 아주 값 비싼 노광장비의 전후공정을 담당한다. 트랙시스템의 특징으로는 높은 병렬화로 인한 다수의 병렬 챔버 존재, 그로 인한 콤포넌트 장비 내 로봇 이송시간의 차이, 전후공정에서 로봇의 공유 등이 있다. 우리는 노광공정이 일반적으로 병목공정이 된다는 성질을 이용하여 3장에서 제시한 로봇 작업 순서가 최적이 되는 조건을 제시하였다.
4장에서는 스타트업과 클로즈다운과 같은 전이사이클를 포함하는 클러스터 장비의 스케쥴링에 대해 연구하였다. 먼저 비주기적인 전이사이클까지 포함하는 장비 행위들의 기본 속성들을 규명한다. 그리고, 백워드 방식으로 운용되는 장비의 전이사이클을 분석하였다. 도출된 성질들을 이용하여, 대부분의 한팔 클러스터 장비에서 백워드 운영 방식이 최소 makespan을 가짐을 증명하였다. 또한, 이 결과를 병렬 챔버들이 존재하는 장비에까지 확장하였고 백워드 운영 방식으로 운용될 때 해당 makespan을 구하기 위한 선형 계획법 모델도 개발하였다. 마지막으로 확장된 문제로써 다수의 로트와 양팔 클러스터 장비를 운용하기 위한 전이사이클 문제를 다루어 보았다.
본 연구에서는 다수의 로봇이 존재하고 공정 스텝이 병렬화된 복잡한 구성을 가진 장비의 워크로드를 분석하고 이를 활용하여 최적 운영방안을 도출하였다. 또한, 워크로드 기반의 스케쥴링 분석 개념을 비주기적인 전이사이클로도 확장하였다. 이를 바탕으로 도출된 최적운영방안은 기존의 로봇 작업 방식에서 수정된 형태로써 단순한 로봇 작업의 반복으로 운영된다. 제시된 워크로드 기반의 스케쥴링은 해당 장비와 유사한 형태를 지니는 다른 장비와 더욱 복잡한 스케쥴링 요구사항을 지니는 전이기간 스케쥴링 문제에도 활용 가능하다. 본 연구 결과는 실제 fab에서 SCCT의 주기적 스케쥴링 방안과 일반적 클러스터 장비의 비주기적 스케쥴링 방안으로 활용될 수 있으며, 앞으로 남겨진 추가적인 이슈들로는 복수의 웨이퍼 타입의 혼류 생산 문제와 웨이퍼 플로우 패턴(wafer flow pattern)이 다른 다수 로트의 전이기간 운영방안 등이 있다.
