The flash memory has interference between the neighboring cells due to its physical structure and various noise sources in the writing/reading processes that disturb cell`s read value. These interference and noise characteristics create huge issues in reliable data retrieval as the cell density increases. This thesis suggests an analysis technique for identifying various sources that cause shifts and variations of the victim cell`s read value, given only the limited amount of actual input-output data. The difference between the basic method and the proposed analysis technique will be underlined by mathematical analysis and investigation of statistical distributions. The validity of the proposed technique will also be confirmed by convolving the independently isolated interference and noise distributions and matching the results with the directly measured signal distributions. In addition, using the proposed analysis technique, influence from a specified set of neighboring cells on the random read variation of the victim cell can be quantified.
플래시 메모리는 셀들의 물리적 구조로 인하여 이웃 셀들간에 간섭이 존재하고 쓰기/읽기 과정에서 다양한 원인의 노이즈가 존재하여 셀의 출력 문턱 전압값이 변화를 겪게 된다. 이러한 간섭과 노이즈 특성은 셀의 집적도가 높아질수록 신뢰적인 데이터 복원에 있어서 큰 문제로 작용한다. 본 논문은 한정된 입출력 데이터가 주어진 상황에서 victim 셀의 출력값이 shift되거나 variation을 갖게 하는 다양한 요인을 구분하여 파악할 수 있는 분석 기법을 제안한다. 기본적인 분석 기법과 제안 분석 기법의 차이를 수학적 분석과 통계적 분포의 관찰을 통해 비교한다. 제안 기법의 타당성은 분리시킨 간섭과 노이즈 분포의 컨벌루션을 통해 얻은 분포가 실제 입출력 데이터로부터 직접적으로 얻은 분포와 유사한 특성을 가짐으로써 확인된다. 컨벌루션으로 생성된 분포도는 한정된 출력 데이터를 이용하여 플래시 메모리 채널의 전체적인 특성을 평균화하여 살펴볼 수 있는 의미도 갖는다. 또한 제안 기법을 이용하여 특정 인접 셀의 입력값의 변화가 victim 셀 출력에서 분산에 미치는 영향력을 파악할 수 있다. 본 논문에서 논의한 채널 분석 기법은 간섭과 노이즈의 정확한 통계적 특성을 요구하는 신호 처리 알고리즘 및 코딩 기법의 설계를 비롯한 플래시 메모리의 전반적인 설계 과정에서 다양하게 활용될 수 있다.
