Recently, an avalanche photodiode(APD) has been actively researched for the optical communications because of its high sensitivity characteristics. Especially an InGaAs/InP APD is considered as an appropriate photodetector for near infrared (NIR) band applications, such as free-space optical communications due to its high sensitivity in the NIR band.
The APD operates effectively through the separate absorption, grading, charge and multiplica-tion(SAGCM) layer structure. The parameters of each layer such as the doping concentration and layer thick-ness determine the device performance. Because of the low noise and high reliability characteristics, APDs are usually fabricated in a planar-type using the Zn diffusion. Therefore, the optimization of Zn diffusion is required since Zn diffusion determines the thickness of actual multiplication layer. The p-type ohmic contact on the Zn-diffused p-InP is also needs to be characterized in detail.
In this thesis, the planar-type InGaAs/InP APDs have been fabricated. For the fabrication of the de-vice, optimization of the Zn diffusion and p-ohmic contact is conducted in advance. The optimization of Zn diffusion is performed in various time conditions at 500°C using a sealed ampoule technique based on the double diffusion profile. As a result, 25 minutes and 20 minutes conditions are established for the 1st and 2nd Zn diffusion, respectively. For the optimization of the p-type InP ohmic contact, a Ni/Pt/Au metal layer is deposited and annealed in various temperatures for 1 minute by rapid thermal annealing(RTA). As a result, a specific contact resistivity of 7.56x10-4 Ωcm2 is obtained at 400°C.
Finally, the fabrication of the APD is performed using the established process conditions. The fabri-cated APDs have shown a breakdown voltage of 80~95V and a dark current of 57 pA ~ 1 nA at a 95% breakdown voltage. The responsivity is measured to be 0.78 ~ 0.98 A/W at M=1 for a 1550nm light source. The related quantum efficiency is calculated to be 62 ~ 78%. The obtained gain-bandwidth product(GBP) is 58 GHz and the highest 3dB bandwidth is measured to be 4.02 GHz at M=11.2.
Consequently, the results show that the fabricated APDs have the performance characteristics suitable for the free-space optical communications.
최근, avalanche photodiode(APD) 의 고민감도 특성으로 이를 광통신에 응용하고자 하는 연구가 활발하게 이루어지고 있다. 특히, InGaAs/InP APD 는 near infrared(NIR) 대역에서 고민감도 특성을 가져 free-space optical communication 과 같은 응용에 적합하다.
APD 는 최적의 동작을 위해 SAGCM 의 layer 구조를 가지며 이러한 layer 구조에서 각 layer 의 도핑농도 및 두께는 APD 의 동작 성능을 결정하게 된다. 구조적인 측면에서는 Zn diffusion 을 이용하는 planar-type 구조가 낮은 noise 특성 및 높은 reliability 특성을 가지므로 이러한 형태로 제작이 많이 이루어진다. Planar-type APD 의 경우 Zn diffusion 에 의해 multiplication layer thickness 가 결정되기 때문에 이에 대한 최적화가 필요하다. 또한, p-type InP 에 대한 ohmic contact 을 얻기 위해 ohmic 연구가 필요하다.
본 논문에서는 planar-type 의 InGaAs/InP APD 를 제작하였다. 이를 위해 우선적으로 Zn diffusion 과 p-type ohmic contact 에 대한 최적화를 진행하였다. Zn diffusion 최적화의 경우 sealed ampoule 방식을 사용하였으며, 500°C 에서 다양한 시간을 적용하여 진행하였다. 그 결과 1st 및 2nd Zn diffusion 에 대해 각각 25분과 20분의 공정 시간 조건이 확립되었다. P-type ohmic contact 에 대한 최적화의 경우 Ni/Pt/Au 의 metal layer 를 증착하고 이에 대해 RTA 공정을 실시하였다. 그 결과 400°C, 1분 의 RTA 조건에서 7.56x10-4 Ωcm2 의 specific contact resistivity 값을 얻었다.
마지막으로 확립된 공정 조건을 적용하여 APD 를 제작하였으며, 이에 대한 성능을 살펴보았다. 약 80 ~ 95 V 의 breakdown voltage 에 대해 0.95 Vbr 에서 약 0.06 ~ 1 nA 의 dark current 가 나타났다. 1550nm 파장의 광원에 대해 이득이 1인 지점에서 0.78 ~ 0.98 A/W 의 responsivity 가 나타났으며 이를 통해 계산한 QE 는 62 ~ 78% 이다. 가장 큰 GBP 는 58 GHz 로 나타났으며 이에 대해 가장 큰 3dB bandwidth 는 11.2 의 이득에서 4.02 GHz 로 나타났다.
이러한 특징들로부터 제작된 planar 구조의 InGaAs/InP APD 가 free-space optical communication 응용으로 적합함을 확인하였다.
