Based on first-principle total-energy calculations, we investigate the atomic and electronic structure of B-related defects in both strained and nonstrained tridymite-$SiO_2$ and propose a mechanism for dopant segregation in the Si/tridymtie-$SiO_2$ interface. We find that a B dopant can exist in stable and meta-stable states in tridymite-$SiO_2$, and the structural stability changes under strain, depending on the charge state of the dopant and its surrounding environment. In addition, we investigate the stability of various boron-related defects near the Si/$SiO_2$ interface. In the presence of abundant Si self-interstitials, a positively charged interstitial boron is found to diffuse into the oxide and become energetically very stable near the interface, while a substitutional B is unlikely to segregate to the interface. This result indicates that the activation of B dopants is suppressed in the Si region after segregation to the oxide region.
제일 원리 계산을 통해 bulk tridymite $SiO_2$ 에서 안정한 붕소결함 및 Si/$SiO_2$ 계면에서의 붕소응집에 대하여 연구하였다. Bulk $SiO_2$내에서 붕소는 산소원자와 강하게 결합하는 반면, Si원자와는 약한 결합을 이룬다. Bulk Si와 $SiO_2$의 lattice의 차이에 의해 $SiO_2$에 strain이 가해지게 되는데, 이는 붕소결함의 구조와 안정성에 영향을 미친다. 다양한 전하 상태를 고려했을 때, 양전하 상태의 붕소결함이 가장 안정하였다. 이를 바탕으로 Si/$SiO_2$ 계면에서 붕소결함의 에너지 안정성을 비교하였다. Si self-interstitial이 없는 경우, 붕소는 Si원자를 대체하는 substitional의 형태로 존재하게 된다. 이때, 붕소의 형성에너지는 $SiO_2$ 영역보다 Si영역에서 더 안정하므로, oxide로 응집되지 않는다. 붕소가 interstitial로 존재하는 경우, Si영역에서 붕소가 B-I 복합체로 있을 때 보다 양전하 상태로 $SiO_2$ 쪽에 있을 때 에너지가 더 안정하였다. 따라서 다음과 같은 붕소응집과정을 생각할 수 있다. 붕소를 도핑 된 직후, 또는bulk Si를 열처리하는 과정에서Si self-interstitial이 많이 형성이 된다. B-I 복합체 형태로 확산하던 붕소는 Si/$SiO_2$ 계면에 도달하게 되고, 계면에 형성된 potential well에 의해 양전하 상태로 oxide영역에 응집이 된다. 이 결과는 oxide에 양전하로 존재한다는 실험과 일치하고 Si/$SiO_2$ 계면이 Si self-interstitial의 sink 역할을 한다는 실험을 함께 설명할 수 있다.
