In recent years, the size of semiconductor becomes small to increase the device density. But, there are many problems such as physical damage, charging up occur to scale down the semiconductor device. To solve these problems, ultra low electron temperature plasma source is required. Various methods to decrease electron temperature are carried out. Electron beam generated plasma (EBGP) is one of the ultra low electron temperature plasma sources. In this thesis, the characteristics of EBGP were investigated and the EBGP parameters were measured when the external voltage, UV irradiation applied to the plasma.
The EBGP was generated by both thermionic and hollow cathode electron beam. The single Langmuir probe was used to diagnose the EBGP. The plasma parameters of EBGP were simply controlled by electron beam energy and pressure of neutral gas. As the electron beam voltage increased, the electron beam current increased due to child law of space charge limited current. So, the plasma density increased. The electron temperature remained constant. As the pressure of neutral gas increased, the plasma temperature decreased gradually. Unlike conventional plasma sources, there was no electric field in EBGP. Electrons didn’t get energy in the bulk plasma and easily lost their energy by inelastic collisions with neutral gas. The inelastic collision frequency increased by increase of the neutral gas pressure. As a result, electrons lost their energy rapidly and electron temperature decreased.
When the UV light irradiated the EBGP, the plasma density increased and the electron temperature decreased slightly. The metastable state molecules absorbed the UV photon energy then ionized. The electrons created from photoionization effect had extremely low energy. Therefore the plasma density increased and the electron temperature decreased.
To increase the plasma potential, the outer grid of electron beam source was connected to voltage power supply. As the plasma potential affected by the outer grid potential increased, the electron temperature increased. In the electron motion, the plasma potential acted as potential barrier. The higher plasma potential prevented high energy electrons from losing to chamber wall. So, the electron temperature increased.
The gas mixing effect experiment was conducted in Ar/$SF_6$ EBGP. In case of 5mTorr Ar and 0.5mTorr $SF_6$, dominant negative ion was $F^{-}$. Then, much Ar gas added to the chamber, dominant negative ion changed to $SF_6^{-}$. As the Ar gas increased, the main dissociation process of $SF_6$ changed. The control of negative ions could be possible by gas mixing.
최근, 반도체 집적도를 높이기 위해 반도체 공정 크기가 줄어들고 있다. 반도체 공정 크기가 줄어들면서 물리적 손상 및 차징에 의한 문제점이 크게 부각되고 있다. 이러한 문제를 해결하기위해 극저온의 전자 온도를 가진 플라즈마가 필요하며 전자 온도를 낮추기 위한 연구가 다양하게 진행되었다. 이 중 전자빔 플라즈마는 극저온의 전자 온도를 가진 플라즈마원으로 이 논문에서는 전자빔 플라즈마의 기본적인 특징과 외부 전압을 플라즈마에 가해주거나 자외선을 조사했을 때, 전자빔 플라즈마 변수가 어떻게 변하는지 측정하였다.
전자빔 플라즈마는 열전자 방식과 동공 음극 방식으로 발생시켰으며, 플라즈마 변수는 량뮤어 프로브를 통해 측정하였다. 전자빔 플라즈마 변수는 전자빔 에너지 및 중성 가스 압력에 의해 간단히 제어할 수 있다. 전자빔 가속 전압이 증가하면 공간 제한 전류 법칙에 의해 전자빔 전류가 증가하게 된다. 그렇기 때문에 플라즈마 밀도가 증가한다. 하지만 전자 온도는 거이 변화가 없다. 중성 가스 압력이 증가하게 되면, 전자 온도가 서서히 감소한다. 전자빔 플라즈마의 경우 기존의 플라즈마원과 달리 플라즈마 내부에 전기장이 없기 때문에 전자는 중성 가스와 비탄성 충돌로 인해 에너지를 쉽게 잃어버린다. 중성 가스 압력이 증가하면 비탄성 충돌 횟수가 증가하기 때문에 전자 온도는 떨어지게 된다.
자외선 광을 전자빔 플라즈마에 조사하게 되면, 플라즈마 밀도는 증가하며, 전자 온도는 약간 감소한다. 준 안정상태의 중성 가스가 자외선 광 에너지를 흡수하여 이온화가 되는데, 광이온화 현상으로 생긴 전자는 매우 낮은 에너지를 갖는다. 그러므로 플라즈마 밀도는 증가하고 전자 온도는 감소한다.
플라즈마 전위를 증가시키기 위해 전자빔 바깥쪽 그리드에 전압을 걸어준다. 그리드의 전압을 높여주면 플라즈마 전위도 따라서 증가하게 되며, 전자 온도도 증가한다. 전자 입장에서 보면 플라즈마 전위는 전위 장벽 역할을 하며, 플라즈마 전위가 높을수록 큰 에너지를 가진 전자를 플라즈마 내부에 구속시켜 챔버 벽면으로 빠져나가지 못하게 막는다. 그 결과 전자 온도가 증가하는 것이다.
Ar/$SF_6$ 전자빔 플라즈마를 발생시켜 가스 혼합 효과 실험을 수행하였다. 5mTorr의 Ar를 섞은 전자빔 플라즈마에서 주된 음이온은 F-였지만 Ar 가스를 더 첨가하여 측정하였을 때, 주된 음이온은 F-에서 $SF_6$-로 바꼈다. Ar 가스가 증가할수록 $SF_6$의 주된 해리반응 과정이 변화된 결과이다. 가스의 혼합을 조절하므로써 음이온 제어를 가능게 했다.
