Nowadays, all commercial AMOLED displays utilize LTPS (low temperature poly silicon) TFTs. LTPS TFTs have high mobility so they seem to be good for AMOLED. However, poor uniformity and high cost of LTPS limit to applications and it is considered that 40 inch is the upper limit. Other materials such as organics, oxides for TFTs have been researched severely. Properties of oxide TFTs are especially excellent for future displays: high mobility, transparency, processibility to low temperature, solution process capability, and flexibility. Various methods such as RF sputtering, ALD, MOCVD, PLD and solution method are employed in depositing oxide thin film. Among them, solution method is the easiest, most economic, and most favorable for printable technique and future display.
In this work, ZnO based TFTs were fabricated by solution process. ZnO and InGaZnO thin film were prepared by spin coating on p-Si wafer with 200 nm $SiO_2$. Thermal annealing was followed after spin coating. Si and silicon dioxide played role to gate and gate dielectric, respectively.
Effect of annealing temperature on ZnO TFT was investigated. Grain size of ZnO was larger as annealing temperature got higher. Bigger grain size was favorable for high mobility because scattering at grain boundary was reduced. Threshold voltage was shifted negatively as annealing temperature went higher due to oxygen vacancy formation.
InGaZnO TFTs were influenced by atomic ratio among In, Ga, and Zn. Between In:Ga:Zn=3:1:2 and 5:1:2 samples, 5:1:2 sample had better device performance than 3:1:2 sample. Indium is considered to act as mobility enhancer and to hinder the crystallization of thin film.
InGaZnO TFTs were also sensitive to annealing temperature. Higher temperature made active layer more conductive and device had higher mobility. Threshold voltage shift also happened like ZnO TFTs. InGaZnO thin films had amorphous structure; however, very small crystalline particle was formed inside thin film at high annealing temperature. Layered superlattice structure was made at extremely high annealing temperature.
디스플레이는 다양한 방식으로 입력되는 정보를 시각적으로 나타내는 장치로서 TV, 모니터의 자체 시장뿐만 아니라 의료용, 산업용, 휴대기기 등의 응용 기기 발달에 따른 신규 시장 확대로 인해 그 중요성을 더해가고 있다. 또한 플렉서블 디스플레이 등의 미래형 디스플레이에 대한 연구가 활발해지고 있는 가운데 TFT는 디스플레이 단위 화소 구동소자로서 디스플레이 발전과 더불어 그 중요성이 강화되고 있다.
현재 시판되고 있는 AMOLED의 경우 채널층으로 LTPS를 사용하고 있으나 높은 제조 단가와 낮은 균일성의 문제점을 가지고 있으며 현재 40인치가 한계이다. 반면 산화물 반도체는 이동도가 기존의 a-Si나 유기반도체보다 높고 저온 진공에서 제작이 수월할 뿐 아니라 솔루션 방법으로 증착이 가능하여 차세대 디스플레이 구동소자로서 장점을 가진다.
본 연구에서는 저가 공정인 솔루션방법을 이용하여 ZnO 기반의 TFT를 제작하고 공정변수에 따라 그 특성을 비교하였다. ZnO TFT의 경우 채널층은 다결정상태였으며, 열처리 온도가 높아질수록 각각의 결정립 크기가 커졌고, 더불어 이동도가 증가함을 보였다. 결정립이 커지면서 박막 내부에 전자의 이동을 방해하는 결정립계가 차지하는 영역의 감소가 이동도 증가에 기인하는 것으로 생각된다. 열처리 온도가 증가함에 따라 박막 내부에서는 산소 공공이 유발되며 이로 인해 문턱 전압이 낮아져 enhancement mode로 작동하던 TFT가 deplterion mode로 작동함을 확인하였다.
ZnO TFT의 소자 특성은 상용화 하기에 부족하기에 인듐과 갈륨을 첨가하였다. 인듐은 이동도를 높이는 역할을, 갈륨은 on-off 전류 비율을 상승시키는 역할을 하는 것으로 알려져 있다. 인듐의 비율을 달리하여 IGZO TFT를 만들었을 때 인듐이 더 많이 들어있는 경우 더 높은 이동도와 on-off 전류 비율을 가져 더 우수한 소자 특성을 가짐을 확인하였다. 또한 인듐이 더 많이 들어있는 경우 고온에서도 비정질상을 유지하는 것을 알 수 있었다. 비정질상은 결정상에 비해 균일성 측면에서 우수한 특성을 가지고 있어 TFT 소자에 더 바람직하다.
IGZO TFT 또한 ZnO와 마찬가지로 열처리 온도에 따라 그 특성이 향상됨을 확인하였다. 비정질상으로 이루어진 IGZO 박막에서 소자 특성 향상은 국부적인 결함의 해소로 인한 것으로 알려지고 있다. 부분적으로 5 nm 정도의 작은 결정이 형성되어 있지만 IGZO 박막은 $600\degC$ 에서의 열처리를 거쳤음에도 불구하고 비정질상을 유지하고 있었다.
IGZO 박막을 완전히 결정화 시켰을 때 소자특성이 어떻게 변하는지 알아보기 위해 $1000\degC$ 에서 열처리를 진행하였다. 그 결과 $InGaZnO_4$ 의 초격자 형태로 결정화가 되었으나 연속된 박막을 가지기 보다 서로 독립된 파티클 형태로 존재하여 TFT 채널층으로 사용하기에 제한이 있는 것으로 생각된다.
