Interconnection technology with through-Si vias/trenches(TSV/T) has been intensively studied in three-dimensional packaging for its potential advantages in high-speed performance and high-density. Electroplating of copper (Cu) has been widely used for the filling of TSV/T. However, optimization of numerous process variables in the electroplating process becomes very complicated and the process time required for filling does not decrease as the aspect ratio increases. As an alternative method of electroplating, catalyst-enhanced chemical vapor deposition (CECVD) of Cu using iodine as a catalytic surfactant has been studied for Cu filling of deep TSV/T. Contrary to electroplating, Cu filling by CECVD has an advantage in the process time when the diameter/width of the via/trench is reduced. However, the limit of aspect ratio for void-free filling of the via/trench by CECVD is known to be around 5. If the via/trench with a small diameter/width and a high aspect ratio can be filled without void by using CVD, it can be a better method of overcoming the current difficulties of electroplating.
The present research focuses on the control of the catalytic effect of iodine in CECVD by plasma treatment and the void-free Cu filling of vias/trenches with high aspect ratios by CECVD coupled with plasma treatment. The iodine adatoms lose their catalytic effect by forming Cu-I bonds through reaction with Cu atoms by the bombardment of ions during the plasma treatment. The surface concentration of effective iodine adatoms that can act as catalysts decreases exponentially with increasing ion exposure which is the product of ion flux and plasma treatment time. The deactivated iodine can be reactivated by annealing at the substrate temperature above 200℃ with activation energy of 86kJ/mol. The enhancement factor, defined as the ratio of the enhanced deposition rate of Cu film by the adsorbed iodine to the deposition rate without the adsorption of iodine, is proportional to the surface concentration of effective iodine adatoms. The distribution of the surface concentration of effective iodine adatoms inside the trench can be controlled by the plasma treatment. The plasma treatment followed by CECVD enables void-free filling of deep trenches with an aspect ratio of 14. Another advantage of CECVD coupled with plasma treatment is that the deposition of an excess Cu layer is minimized because iodine adatoms outside the trenches are completely deactivated by the plasma treatment. CECVD coupled with plasma treatment process proceeds completely in the vapor phase, and thus the contamination issues associated with electroplating can be eliminated.
Based on the catalyst mechanism of iodine adatoms, modeling of Cu filling was conducted for the prediction of Cu filling by CECVD combined with plasma treatment. Comparing the simulated Cu filling to the experimental results, we can estimate the ratio of maximum surface concentration to initial surface concentration of iodine adatoms which cannot be examined by surface analysis such as Auger electron spectroscopy and X-ray photoelectron spectroscopy. The maximum surface concentration of iodine adatoms is decisive value for the determination of maximum aspect ratio of via/trench filled without void at a certain process condition. Ion flux distribution inside the via/trench can be calculated experimentally for the consideration of plasma treatment into the simulation. It is believed that not only trenches but also via holes with very high aspect ratios can be filled completely by CECVD coupled with plasma treatment.
본 연구에서는 요오드를 촉매로 사용하는 Cu catalyst enhanced chemical vapor deposition (Cu CECVD)을 3D SiP용 TSV/T 채움공정에 적용하였다. 기판온도가 낮을수록 전구체의 반응확률이 감소하여 전구체 분자들이 trench의 입구근처에서 반응하지 않고 바닥까지 도달할 확률이 커진다. 이에 따라 상대적으로 바닥까지 균일한 증착이 이루어지게 되므로 void 없이 채울 수 있는 trench의 종횡비는 증가한다. 하지만 60℃의 낮은 기판온도에서도 void 없이 채울 수 있는 trench의 최대종횡비는 6.0 정도이며, 기판온도가 낮을수록 Cu의 증착속도는 지수함수적으로 감소하므로 공정시간이 크게 증가하여 이는 경제적인 면에서 비효율적이다.
이를 개선하기 위하여 요오드 흡착공정 후 플라즈마 처리를 도입하여 흡착된 요오드에 미치는 영향 및 원리에 대하여 연구하였으며 플라즈마 처리를 적용한 Cu CECVD법으로 보다 짧은 공정시간내에 종횡비 14.0의 trench까지 void 없이 완전한 채움이 가능하도록 하였다. Cu 표면에 흡착된 요오드는 플라즈마 처리시 기판 bias에 의하여 가속된 고에너지 이온의 충돌로 인하여 스퍼터링되어 제거되는 것이 아니라 Cu-I 결합을 형성함으로써 비활성화되어 촉매기능을 상실하는 것으로 판단된다. 촉매기능을 하는 요오드의 유효표면농도는 이온유량과 플라즈마 처리시간의 곱으로 정의되는 ion exposure에 따라 지수적으로 감소하였다. 플라즈마 처리에 의하여 비활성화된 요오드는 200℃이상의 열처리를 통하여 촉매의 역할을 하는 활성화 상태로 되돌릴 수 있으며 이 때의 활성화에너지는 86kJ/mol이다. 요오드에 의한 Cu 증착속도 증가비율인 증착강화인자(E)는 요오드의 유효표면농도에 비례하였다. 플라즈마 처리시 압력과 시간을 조절하여 trench 내 요오드의 유효표면농도를 적절히 변화시킴으로써 종횡비 14.0의 trench의 경우에도 Cu CECVD법으로 void 없이 완전한 채움이 가능하도록 하였다. 특정종횡비의 via/trench에 대하여 적절한 압력에서 적절한 시간동안의 플라즈마 처리를 통하여 균일 흡착된 요오드 분포를 bottom-up 채움에 유리한 불균일한 요오드의 분포로 바꾸어줌으로써 더욱 더 큰 종횡비를 갖는 via/trench도 void 없이 완벽하게 채울 수 있을 것으로 기대된다.
동시에 추후 다양한 직경/폭 및 종횡비를 갖는 TSV/T를 이용한 배선개발에 있어 시간 및 비용절감을 위하여 연구된 원리를 바탕으로 플라즈마 처리가 고려된 CECVD에 의한 TSV/T 채움공정을 모델링하였다. 모델링은 기판온도에 따른 반응확률을 입력 변수로 하여 입자궤적을 추적하는 PIC(particle-in-cell)-MCM(Monte Carlo Method)를 기반의 전산모사를 통하여 수행하였다. 전산모사결과와 실험결과의 비교를 통하여 주어진 기판온도에서 void 없이 채울 수 있는 TSV/T의 최대종횡비를 결정하는데 있어서 중요한 변수인 요오드의 최대표면농도는 초기포화표면농도의 약 3배정도임을 알 수 있었다. 플라즈마 처리 시스템 및 압력에 따른 입사이온유량분포를 구하는 방법을 제시하였고, 전산모사결과들은 플라즈마 처리압력 및 시간에 따른 실험결과와의 비교를 통하여 검증되었다. 추후 플라즈마 처리시 바닥면에서 스퍼터링된 Cu의 재증착 및 이온의 입사궤적과 요오드가 흡착된 표면의 법선벡터가 이루는 각에 따른 요오드의 비활성화정도등을 고려한 모델링을 통하여 보다 정확한 전산모사를 구현할 수 있을 것이다.
