We examine a scheduling problem for dual-armed cluster tools that have non-identical wafer transfer times between parallel chambers. We first develop a Petri net model of the tool behavior and analyze the cycle time. We prove that the conventional swap sequencing strategy is still optimal when a process step is the bottleneck and the tool repeats a minimal cyclic work cycle. Second, we show that the tool cycle time is independent of the order of using the parallel chambers when the numbers of parallel chambers of two subsequent process steps are all co-prime. For the case, we also present a closed form formula for the tool cycle time. We develop a mixed integer programming model for the cases where the co-prime requirement is not satisfied. Then, we present some computational examples on effects of transfer time differences between chambers. We also propose two strategies for managing wafer delays, regulating wafer delays and minimizing the maximum wafer delay.
본 연구는 병렬 챔버간 이송시간이 일정하지 않은 양팔 클러스터 장비의 스케줄링 문제에 대해 다룬다. 먼저 해당 장비에 대한 페트리넷 모델을 개발하고 사이클 타임을 분석한다. 그리고 공정 스텝이 병목이고 장비가 LCM 사이클로 운영될 경우 공정스텝간에는 여전히 기존의 스왑 운영 방식이 최적임을 증명한다. 둘째로, 연속하는 두 공정스텝의 병렬 챔버의 수가 모두 서로소이면 장비의 사이클 타임이 병렬 챔버의 사용순서에 무관함을 보인다. 또한 해당 장비의 사이클 타임을 구하는 식을 제시한다. 서로소 조건이 만족되지 않을 때 병렬 챔버 간 사용 순서를 결정하는 MIP모델을 개발한다. 그리고 나서 챔버간 이송시간의 차이가 미치는 영향을 몇 가지 실험 예제를 통해 보이도록 한다. 마지막으로 웨이퍼 지연을 일정하게 만드는 전략과 웨이퍼 지연의 최대값을 최소화하는 두 가지 웨이퍼 지연 관리 전략을 제시한다.
