Wire Bonding is the dominant IC interc-onnection process presently used in the semiconductor assembly industry. The flexibility, adaptability and effective cost of wire bonding will continue to keep it as the key process for the interconnection of integrated circuits to substrates. However, wire bonding still has certain technological difficulties to overcome for following of semiconductor roadmap.
Increasing miniaturization of electronic circuits calls for smaller wire diameter. This requires the development of Au bonding wires with increased mechanical strength and good bondability to their functionality. Generally, there are two methods to increase mechanical strength of Au wire. The first is change of chemistry of Au wire and the other is control of manufacturing process. But various chemistry of a material already has been proprietary knowledge for various types of commercial bonding wires: ‘hard’, ‘medium-hard’ or ‘soft wires’. And manufacturing process based on detailed working mechanism and thermal property of gold wire was not fully understood.
The production of fine Au bonding wire is basically a cold drawing process. In conventional production, properly refined and doped gold is cast into cylindrical bars and rolled or swaged into millimeters in diameter. And then, cold drawn wire through various dies to final sizes around 25um diameter. When the wire is drawn, energy is stored in the wire as a result of cold-working and the wire becomes harder and more brittle as the deformation proceeds. At that time, bonding wire is needed to release from excessive accumulation of stress through recovery and annealing. Role of this heat-treatment is important to archive good drawability of the wire, desired mechanical properties and homogeneity of the wire.
In this study, the effect of homogenization heat treatment on microstructure, texture and mechanical property of doped 25um diameter Au bonding wire were characterized. Homogenization heat treatment was performed at 600℃ for 30min and heat treatment performed wire diameter was altered by 7mm, 2mm and 0.4mm wire diameter. Not heat treated wire was prepared to compare the microstructure, texture and mechanical property with those of heat treated wire. Microstructure evolution was characterized with high resolution SEM, texture evolution was characterized with X-ray diffraction system. The mechanical property was characterized by micro-tensile tester, Instron 8848 machine. And heat treated at 0.4mm and not heat treated wires were bonded at same bonding condition to investigate the actual quality during using period. The bonding property was characterized by bond pull tester, Dage 4000 system, after high temperature storage at 200℃ from 5h to 100h.
The average grain size of each samples were about 0.71±0.5μm, 0.74±0.4μm, 0.76±0.6μm and 0.80±0.5μm at not heat treated, heat treated at 7mm, 2mm and 0.4mm wire diameter, respectively. Yield strength of not heat treated wire was 218.9MPa and heat treated wire has from 198.7MPa to 181.4MPa as heat treatment performed wire diameter decrease. Elastic modulus of not heat treated wire was 91.2GPa and heat treated wire has from 87.2MPa to 74.4MPa as heat treatment performed wire diameter decrease. Texture evolution by heat treatment shows decrease of deformation texture as heat treatment performed wire diameter decrease. It is regarded as decrease of deformation after heat treatment lead to the change of texture. Texture information was applied to prediction of elastic modulus with Voigt model and the results were compared to elastic modulus by tensile test. Comparing of predicted elastic modulus by Voigt model and measured elastic modulus by tensile test shows quiet well matching result.
Bond strength of not heat treated wire and heat treated at 0.4mm wire was compared by aging time with bond pull tester. The result was quiet different from results of mechanical property. Decreasing of bond strength of not heat treated wire faster than that of heat treated wire. The growth rate of IMC was similar but growth rate of oxide/void of not heat treated wire is higher than that of heat treated wire. Not only this difference but also difference of robust bond area leads to difference of bond strength. I think difference of oxide/void growth rate between not heat treated wire and heat treated wire was derived from initial void contents formed at boding process. In the point of bonding parameter, not heat treated wire needs more bonding force to form a wide and robust bond area.
와이어 본딩은 현재 반도체 조립 산업에서 가장 많이 사용되고 있는 방법이다. 적용성과 유연성이 뛰어나며, 제조비용의 효율화를 통하여 반도체 집접화에 기판과 회로를 연결하는 주요 프로세스로 계속될 것이다. 그러나, 와이어 본딩 방법이 반도체 산업의 로드맵을 따라가기 위해서는 해결해야 할 기술적 어려움들이 남아 있다.
전자회로의 소형화는 더 가는 와이어를 필요로 한다. 이에 따라 본딩 와이어는 본딩 성능과 기능성의 향상과 함께 기계적 물성의 향상이 요구되어 진다. 일반적으로, Au 본딩 와이어의 기계적 물성을 향상시키는 방법으로 와이어의 화학적 조성을 바꾸는 방법과 제조공정의 제어를 통한 방법이 있다. 그러나, 대부분의 와이어 조성에 대해서는 상업적으로 생산되고 있는 여러 형태의 와이어(hard, medium-hard, soft wires)에 대해서 특허가 걸려 있는 상태이다. 세부적 제조 공정의 메커니즘과 와이어의 열적 특성에 의거한 제조 공정 제어에 대해서는 아직 잘 알려지지 않고 있는 상태이다.
기본적으로 Au 본딩 와이어의 제조는 냉간 인발 공정으로 이루어 진다. 상업적 제조에서, 정제되어 도핑된 Au는 실린더형태로 바로 수 밀리미터의 직경을 가질 때 까지 롤링 및 스웨이징 공정을 거친다. 이후 와이어는 인발공정을 거치게 되는데, 냉간 인발중 변형에너지가 축적되게 되어, 와이어는 단단하고 잘 깨지는 성질을 가진다. 이때, 본딩 와이어에 과도하게 스트레스가 축적되는 것을 방지하기 위해서 회복이나 어닐링 처리가 필요하다. 이 열처리는 와이어의 인발성 유지와 원하는 기계적 물성의 균질한 와이어 얻기 위해서 중요하다.
본 연구에서는 균질화 열처리가 지름 25um Au 와이어의 미세조직과 집합조직 및 기계적 물성에 미치는 영향을 살펴보았다. 균질화 열처리는 600℃에서 30분간 실행하였으며, 열처리하는 시점을 와이어 직경이 7mm, 2mm 와 0.4mm인 지점에서 변화시켰다. 열처리 하지 않은 와이어의 미세조직과 집합조직 및 기계적 물성은 열처리 시편과 비교를 위해서 함께 준비되었다. 미세조직의 변화는 고해상의 SEM을 이용하였고, 집합조직 변화는 X-ray 회절 시스템으로 측정하였다. 기계적 물성의 평가는 Instron 8848 미세인장 시험기를 통하여 실시하였다. 실제 사용환경에서 균질화 열처리가 미치는 효과를 알아보기 위해서 0.4mm에서 열처리한 와이어와 열처리 하지 않은 와이어는 본딩시켜 가속 테스트를 실시하였다. 고온 저장 시험을 200℃에서 실시하였으며, 처리 시간은 5시간부터 100시간까지 변화시킨 후, Dage 4000 시스템을 통해 pull strength를 측정하였다.
열처리 하지 않은 와이어와 7mm, 2mm와 0.4mm에서 열처리한 와이어의 평균 grain 크기는 각각 0.71±0.5μm, 0.74±0.4μm, 0.76±0.6μm 와 0.80±0.5μm 였다. 열처리 하지 않은 와이어와 7mm, 2mm와 0.4mm에서 열처리한 와이어의 항복강도는 218.9MPa, 198.7MPa, 190.6MPa과 181.4MPa이었다. 집합조직 변화는 열처리 실행하는 와이어 직경이 얇아질수록 변형 집합조직이 감소하는 경향을 나타내었다. 이것은 열처리 이후 변형량이 줄어듦에 따라 변형집합 조직이 적어진것으로 판단된다. 집합조직의 정보는 Voigt모델을 통해 탄성계수를 구하여 미세인장 실험을 통해 측정한 탄성계수와 비교하였으며, 두 데이터는 일치하는 경향성을 보여주었다.
0.4mm에서 열처리한 와이어와 열처리 하지 않은 와이어의 본딩 강도가 고온 저장 후 pull test를 통해 측정되었다. 본딩 강도의 저하 경향은 기계적 강도와 다른 결과를 보여주었다. 열처리 하지 않은 와이어의 본딩 강도 저하가 열처리한 와이어에 비해서 더 빨랐다. 열처리 유무에 상관없이 IMC(intermetallic compound)의 성장 속도는 동일하였다. 본딩 강도에 가장 악영향을 미치는 부분인 알루미늄 oxide와 void의 성장은 열처리 하지 않은 와이어에서 더 빨리 성장하는 양상을 나타내었다. 알루미늄 oxide와 void의 성장속도 차이는 본딩 시 생기는 초기에 void 양에 따라 영향을 받은 것으로 생각된다.
