As device dimensions are scaled down to sub 30nm, the thickness of the gate oxide must be reduced to meet requirements of device performance and reliability. But, decreasing gate oxide thickness results in gate leakage current. Incorporating nitrogen in the ultrathin gate oxide increases dielectric constant and boron penetration resistance compared to pure SiO2. By increasing dielectric constant for gate dielectric plasma nitridation decreases the effective electrical oxide thickness. This contributes to shrink the device sizes.
As a proper nitridation method Pulsed Inductively Coupled Plasma is a good choice. Because pulsed ICP has properties of low electron temperature and high-plasma-density. Low electron temperature induces low ion energy, so that nitridation could be made near SiO2 surface. And high plasma density makes good quality of films. So I decided to experiment pulsed N2 icp comparing its plasma parameters with continuous wave mode.
소자의 크기가 작아짐에 따라 MOSFET에서의 가동전압이 낮아졌다. 그 결과 기판에서 절연막(산화막, SiO2) 아래로 전하가 끌려오기 힘들고 따라서 소스와 드레인 사이에 채널 형성이 어렵다. MOSFET의 동작은 채널에 의해 이루어지기 때문에 채널 형성의 어려움은 결정적 단점이 된다. 이 문제 해결을 위해 dielectric constant가 큰 절연막이 필요하고 그 대안으로 oxynitridation을 한다. Oxynitridation을 함으로써 capacitance가 증가하여 전하를 많이 모을 수 있기 때문에 채널 형성이 수월하고 결과적으로 전기적 quality를 향상시킬 수 있다. 이렇게 산화막 위에 질화막을 입힐 때 열적 방법 대신 플라즈마를 사용함으로 인하여 소자의 defect를 막을 수 있으며 특히 펄스가 인가된 플라즈마를 이용하여 플라즈마 밀도와 이온 에너지를 독립적으로 조절함으로써 산화막 표면에만 얇게 질화막을 입힐 수 있는 장점이 있다. 펄스 플라즈마와 Continuous wave의 플라즈마의 파라미터들을 비교해 봄으로써 펄스 플라즈마의 장점과 반도체 공정으로의 응용이 가능함을 확인할 수 있었다. 실험 결과 Continuous wave 플라즈마에서는 ion energy(electron temperature에 의해 결정)와 플라즈마 밀도의 독립적인 조절이 불가능한 반면 펄스 플라즈마에서는 가능하였다.
