In the semiconductor and flat panel display industry, fabrication processes are composed of continuous deposition and etching to integrate dielectric, semi-conducting, and metallic films on a silicon substrate or transparent glass. The metrology of thickness and optical constants for these films are essential to increase yields and product qualities. Among the many optical metrology tools, ellipsometry is a well established and powerful tool for characterizing the optical properties with astonishing accuracy and precision. However, its lateral resolution of the most versatile technique is poor due to its larger beam size than the pattern size of sample. Thus, a number of different research groups have developed a spatially resolved imaging ellipsometer(IE), imaging microellipsometer(IME), and microellipsometer(ME) to study a two-dimensional thickness profile along with optical properties of thin film.
In this paper, we introduce a novel ellipsometric data acquisition method for focused-beam ellipsometer installed a high NA(numerical aperture) objective lens, which is a similar hardware scheme as microellipsometer. There exist two goals for it, one is to minimize a probe beam size at sub- $\mu m$ on the sample surface and the other is to achieve ellipsometric data at multiple angles of incidence.
After the light rays pass through the objective lens, it must be considered the effect of a rotation of the incidence plane. Thus this effect causes the focused-beam ellipsometer not to need a mechanical moving part to rotate optical polarization components. To obtain the ellipsometric data of $\Psi$ and $\Delta$, discrete Fourier coefficients is calculated from the intensity data selected around the azimuth angles of $360^\circ$ at the same radius, i.e. the same angle of incidence, in the intensity data captured by a CCD detector. Therefore the intensity data at different radiuses give the ellipsometric data at the different incidence angle.
To prove the proposed ellipsometric data acquisition method, we construct the focused-beam ellipsometer. It is consisted of two polarizers attached on the rotating motors to calibrate the offset angles with respect to a reference axis. However these motors don`t move to obtain a signal in the data acquisition process, and a high NA objective lens is used to focus the linearly polarized light onto the sample surface. After reflection from the sample, the light is collected by the objective and steered to the analyzer by the beam splitter, and then CCD camera captures the image of exit pupil plane of objective.
After a hardware installation, we measured a $SiO_2$ thin film deposited on the silicon substrate. The experimental results are not accorded to a simulation data. Thus we analyzed the errors sources and found the reasons. These errors mainly come from birefringence effect of the optical components and non-normal incidence on the optical surfaces. The former is induced from physical stress to mount the components such as imaging lens and polarization parts into a barrel or housing. The latter is caused from different transmittance properties of p-and s-polarized lights passing through an objective lens.
Thus we included the new calibration parameters ${\varepsilon, \delta}$ in the Jones matrix of an overall optical system, and then by calculating LSE(least square error) values between experimental and theoretical data including calibration parameters, we can obtain optimized ${\varepsilon, \delta}$ values. Finally, we demonstrate measurement results for various $SiO_2$ and $Si_3N_4$ thickness sample with a microellipsometer.
반도체와 평판 디스플레이 산업에서 일반적인 제조 공정은 실리콘 혹은 투명 유리 기판 위에 반도체 혹은 금속성 박막을 증착하고 식각하는 연속적인 과정들로 이루어져 있다. 이러한 박막들의 두께와 광학 상수 등을 측정하고 모니터링하는 것은 제품의 수율과 품질을 높이는데 밀접한 관련이 있다. 수많은 광학 측정 기법들 중에서, 특히 타원 계측기는 높은 정확도와 정밀도를 지니고 박막의 광학적인 특성들을 측정해 낼 수 있는 기기이다. 하지만, 최근 이러한 박막들의 적층되는 구조가 더욱 복잡해지고 선폭이 좁아짐에 따라 기존의 타원 계측기는 측정 영역보다 큰 측정광의 크기로 인해 그 한계에 직면해 있다.
따라서 본 논문에서는 큰 개구수를 가지는 대물 렌즈를 이용한 초점형 타원 계측법에 대해 논의하고자 한다. 대물 렌즈를 사용한 이유는 크게 2가지로 요약할 수 있는데, 첫 번째는 앞서 언급한 바와 같이 시료 표면에 측정광으로 입사하는 광의 크기를 줄이기 위한 것이며, 두 번째는 다중 입사각에 대한 타원 계측 상수를 획득하기 위한 것이다. 입사광이 대물 렌즈를 통과하고 난 뒤, 렌즈에 의한 입사면의 회전 효과로 인해 본 연구에서 제안한 초점형 타원 계측기에서는 기계적인 회전이 전혀 없어도 된다. 이것이 박막의 광학적 물성치를 실시간으로 측정할 수 있는 핵심 원리라고 할 수 있다. 타원 편광 상수 $\Psi$와 $\Delta$의 획득은 2차원 광 검출기에서 얻어진 대물 렌즈의 출사동 이미지에서 동일한 반경(동일 입사각)에 위치한 광량을 360$^\circ$만큼 획득하여 푸리에 연산을 통하여 얻을 수 있다. 또한 신호 획득 반경을 달리하여 얻어진 광량 정보를 위와 동일한 과정으로 서로 다른 입사각에 대한 타원 편광 상수를 얻을 수 있게 되는 것이다.
초점형 타원 계측기를 구성하고 난 뒤 실리콘 기판 위에 도포된 $SiO_2$ 박막 시료를 측정한 결과 이론값과 많은 차이를 보임을 알 수 있었다. 이러한 오차는 광학 소자의 복굴절 효과와 대물 렌즈에 의한 급격한 입사각 변화에 기인한 것으로 보인다. 전자는 대물 렌즈 내부에는 많은 렌즈들로 구성되어 있는데 이를 고정시키기 위한 외부 틀에 의해 렌즈 내부에 발생하는 복굴절 현상에 의한 것이며, 후자는 대물 렌즈를 투과하는 광의 p-파와 s-파의 서로 다른 투과 특성에 의한 것이다.
이러한 오차 요인들을 보상하게 위해 p-파와 s-파의 투과 계수비를 $\varepsilon$으로, 복굴절의 효과를 $\delta$라는 새로운 보정 계수들로 각각 정의하였다. 이러한 보정 계수값을 결정하기 위해 기준 시료로 $SiO_2$ 투명 박막의 서로 다른 두께 시료 2개를 선정하여 실험에서 얻어진 푸리에 계수와 보정된 이론식에서 계산된 푸리에 계수 사이의 최소 자승값을 계산하여 보정 계수값들을 선정하였다. 이렇게 구해진 보정 계수값들을 이용하여 다른 두께의 $SiO_2$ 투명 박막 시료와 $Si_3N_4$ 시료에 대한 두께 측정 결과를 통하여 앞서 제안한 초점형 타원 계측기의 측정 정확도를 검증하였다.
