Polar transmitters are expected to be very popular owing to their many advantages over conventional Cartesian transmitters, especially in GSM and EDGE systems. Accordingly, their power amplifiers based on GaAs HBTs are being studied intensively. However, few works have focused on CMOS power amplifiers for polar transmitters. Although CMOS power amplifiers are expected to be cheaper than GaAs HBT power amplifiers and easier to integrate with other circuits, they are not considered as a useful RF power amplifier with a watt-level output power. Recently, the possibility of a CMOS power amplifier has been successfully demonstrated using a distributed active transformer (DAT). The DAT has been considered as lending possible improvements to the performance of a CMOS power amplifier. But it is insufficiently competitive more than GaAs HBT power amplifier until now. So, several off chip components are used with CMOS power amplifier to increase Q of passive component in matching network than improve efficiency and power. However, they are bulk and expensive.
In this thesis, a transformer on integrated passive device process is introduced. The process is fit for passive component because of thick top metal. While the thickness of top metal in 180nm CMOS process is about 2.5μm, the thickness of top metal in integrated passive device process is about 10μm. The transformer is implemented in integrated passive device process and the other part containing active devices is implemented 180nm RF CMOS process. A new structure of transformer is needed for this process.
The power stage acts class-E and class-D amplifier drive power stage, so higher efficiency can be achieved by using the transistors as an switch instead of a high impedance current source. Te power amplifier with proposed transformer delivers and output power of 32.3dBm and a power-added efficiency of 56.5\% wit a power gain of 27.3dB, including the losses of e bond-wire and the output transformer.
지금까지 대부분의 이동통신 시스템에서는 super-heterodyne 기법의 송신단이나 direct-conversion 기법의 송신단이 많이 사용되고 있다. 하지만 이 두 구조는 모두 선형성이 높은 전력증폭기를 필요로 하므로 포락선의 크기가 변하는 QPSK나 16-QAM등과 같은 변조신호를 상용하는 통신시스템의 경우에는 고효율의 송신단을 구성하는 것이 힘들게 된다[1]. 이 같은 단점을 해결하기 위해서 연구되고 있는 것이 polar transmitter 구조이다. polar transmitter는 포락선의 정보와 위상정보를 분리하여 전력증폭기에 전달해 줌으로써 고효율의 비선형 증폭기를 사용하여 시스템의 효율을 높일 수 있다. CMOS process를 이용하여 전력 증폭기 설계가 가능하면 집적이 용이하여 면적을 줄일 수 있고 화합물 반도체와 비교하여 칩의 단가를 줄일 수 있다는 장점이 있다. 하지만 실리콘 기판의 저항으로 인해 신호의 손실이 증가하여 최대 동작 주파수가 감소하는 문제와 고주파에서의 잡음 특성과 gain이 낮다는 단점으로 통신 회로의 소자로 적합하지 않았다. 하지만 CMOS process가 발달함에 따라 실리콘 기판에 보이는 기생성분이 줄어들어 최대 동작 주파수가 높아지고 전류 구동 능력이 증가 하는 등, 수 GHz 정도의 고주파 대역에서도 적절한 성능을 낼 수 있게 되었다. 하지만 수동소자의 경우 능동 소자에 비해 발전 속도가 미비하여 화합물 반도체의 수동소자 보다 Q값이 낮아 회로의 성능을 저하 시키는 주요 요인이 된다. 특히 큰 출력 신호를 다루는 전력 증폭기의 경우 그 영향이 더욱 크다. 정합 회로에서 사용되는 passive component의 Q값을 높이려는 연구가 선행되었으며CMOS 전력 증폭기의 발전 가능성을 보여 주었으나 아직 화합물 반도체 기반의 전력 증폭기 보다 경쟁력을 갖기에는 힘들다고 할 수 있다. 본 논문에서는 integrated passive device(IPD)를 이용하여two-chip solution으로 새로운 변압기 구조를 제안하며 측정결과로 성능을 검증한다. 측정결과 DCS 대역에서 32.3dBm의 56.5\%의 효율을 얻었다. 이는 발표된 CMOS 증폭기 중에서 최고의 성능이라 할 수 있다.
