In this work, we present dielectric constant change effect and charge effect in the nanogap of dielectric modulated field effect transistor (DMFET). From above study, we analyze DNA and C-Reactive Protein detection data and the data were well matched to the theoretical results.
There are two possibility of dielectric constant change. One is that the dielectric constant is changed with fixed biomolecule thickness and the other is that the biomolecule thickness is changed with constant dielectric constant. In the former case, threshold voltage of DMFET decreased but saturated. In the latter case, threshold voltage of DMFET decreased linearly. There are also two possibility of charge effect. First one is negative charge existence in the nanogap and second one is positive charge existence in the nanogap. In the former case, threshold voltage of DMFET is increased linearly. In the latter case threshold voltage of DMFET is decreased linearly. Effective threshold voltage shift is affected by above four different effects.
To verify above effects, we choose DNA and C-reactive protein for target detection molecules. The charge existence effect can be verified through DNA detection because DNA shows negatively charged property. DNA also shows the first case of dielectric constant change effect because DNA structure is double helix structure. The second case of dielectric constant change effect was verified through C-reactive protein detection. The experimental data were well matched to the theoretical results and from this study we suggest a P-channel DMFET DNA sensor to improve the sensitivity.
본 연구에서는 dielectric modulated field effect transistor의 nanogap 안에서 발생할 수 있는 유전율 효과와 전하 효과에 대하여 논하였다. 본 논문에서는 DNA와 C-Reactive Protein을 검출하고 그 결과는 이론적인 결과값과 일치였다.
유전율 효과는 두 가지로 나타난다. 첫 번째는 일정한 길이로 고정된 바이오 물질의 유전율이 변화하는 것이고 두 번째는 일정한 유전율을 갖는 바이오 물질의 길이가 변하는 것이다. 첫 번째의 경우 DMFET의 문턱 전압은 감소하며 일정한 값에서 saturation되었다. 두 번째의 경우 DMFET의 문턱 전압은 선형적으로 감소하였다. 전하 효과 역시 두 가지로 나타난다. 첫 번째는 음전하가 존재하는 경우이고 두 번째는 양전하가 존재하는 경우이다. 음전하가 존재하는 경우 DMFET의 문턱 전압은 선형적으로 증가하고 양전하가 존재하는 경우 DMFET의 문턱 전압은 선형적으로 감소한다. 실제로 DMFET에서 일어나는 문턱 전압의 변화는 위에서 언급한 네가지 효과가 모두 합쳐져 나타나게 된다.
위에서 언급한 효과들을 확인하기 위해 검출 물질로 DNA와 C-Reactive Protein을 선택하였다. DNA는 음전하를 갖기 때문에 전하 효과를 검증하기 위해 사용되었으며, 또한 결합 구조가 이중 나선 구조이므로 일정한 두께를 갖는 바이오 물질의 유전율 변화에 따른 효과를 검증하기 위해 사용되었다. C-Reactive Protein은 일정한 유전율을 갖는 바이오 물질의 길이가 증가함에 따라 나타나는 변화를 검증하기 위해 사용되었다. 실험 결과는 이론적인 값과 일치하였으며 이러한 결과를 토대로 DNA 센서의 민감도를 증가시키기 위하여 P-channel DMFET의 구조를 제안하였다.
