This dissertation proposes a novel electromagnetic bandgap (EBG) structure with a significantly extended noise isolation bandwidth, called a double-stacked EBG (DS-EBG) structure, fabricated on a low-temperature co-fired ceramic (LTCC) multilayer substrate. The DS-EBG structure was devised for wideband suppression of simultaneous switching noise (SSN) coupling in multi-layer System-in-Package (SiP) and Printed Circuit Board applications. The proposed DS-EBG structure was analyzed by using an analytical modeling method for mushroom-type EBG. Design approach was enabled by combining two EBG layers embedded between the power and ground planes. The two EBG layers had different band gaps from using different cell sizes. Enhanced wideband suppression of the SSN coupling was validated using a 11.4 GHz noise stop bandwidth with 30 dB isolation in time and frequency domain measurements up to 20 GHz. Furthermore, double-stacked EBG structure, which embeds high dielectric constant film material, was investigated to make broader stopband, and was successfully verified through time and frequency domain measurement up to 20 GHz. The DS-EBG structure embedding high dielectric constant film material provides about 17 GHz stopband with 30 dB isolation. LTCC-based X/Ku-band transceiver SiP with DS-EBG was fabricated for validating the effect of the proposed EBG structure. The fabricated transceiver SiP is composed of Ku-band transmitter and X/Ku-band receiver. The effect of DS-EBG, which gives a 30 dB isolation over X/Ku-band ranges, was demonstrated through frequency and time (Output signal, Noise figure) domain measurement. Finally, to suppress noises generated in multi-layer packages or PCBs, the proposed DS-EBG structure ring was applied and verified through 2.5D simulation. DS-EBG ring structure was applied and successfully verified to suppress the power/ground noise coupling through the plane cutout and the return current discontinuity in single-ended as well as differential signal via.
대부분의 시스템 인 패키지는 혼성 신호 시스템이다. 즉, 한 패키지 안에 노이즈를 잘 발생시키는 Digital 회로들 뿐만 아니라, 노이즈에 민감한 RF 및 Analog 회로들이 모두 함께 존재한다. 이 때, 빠르게 스위칭하는 Digital 회로들은 광대역 Power/Ground Noise를 발생시키며, 이렇게 발생된 고주파 광대역 Power/Ground noise는 전자파의 형태로 노이즈에 민감한 RF 및 Analog 회로들로 노이즈 커플링을 일으키게 된다. 이에 따라 광대역 잡음 억제를 위한 광대역 Stopband를 가지는 EBG 구조가 필요하게 된다.
본 논문에서는 광대역 Stopband를 가지는 Double-stacked EBG구조 (DS-EBG)를 제안하였다. 이 DS-EBG 구조의 개념은 서로 다른 크기를 가지는 두 개의 EBG patch를 수직적으로 집적함으로써, 각각에서부터 오는 Stopband를 모두 노이즈 차단을 위하여 사용할 수 있다는 것이다. 이로써, 광대역 Stopband를 형성할 수 있게 된다. 더 나아가, 그 Stopband를 더 넓게 하기 위하여, 32의 고유전율 값을 가지는 세라믹을 DS-EBG에 적용함으로써, 훨씬 더 넓어진 Stopband를 얻을 수 있다. 본 논문에서는, 제안된 DS-EBG 구조의 Stopband를 예측하기 위하여, 간단하고 빠른 Analytical Modeling 방법을 제안하고, 측정을 통하여 검증을 하였다. 이 Modeling 방법은 단위 셀에 대한 1차원 모델을 통하여, DS-EBG 구조의 Stopband를 예측할 수 있는 방법이다.
제안된 새로운 DS-EBG 구조의 효과를 보기 위하여, X/Ku-band Transceiver SiP를 제작하였다. 제작된 Transceiver SiP에 집적된 DS-EBG는 X/Ku-band 주파수 대역에서 -30 dB 이상의 isolation을 보였으며, 또한 Power/ground noise의 isolation 효과도 Time-domain 측정을 통하여 성공적으로 검증할 수 있었다.
마지막으로 Multi-layer package에서 발생하는 Noise 문제들을 차단하기 위해 DS-EBG 링 구조을 적용하였다. DS-EBG 링 구조를 사용함으로써 Plane Cutout을 통한 noise coupling을 성공적으로 차단할 수 있음을 보였으며, Signal Transition Via에서 발생하는 Return current discontinuity에 의한 Noise 문제들도 제거할 수 있음을 보였다. 또한 Differential signal via에 의해 발생되는 Power/Ground noise 유기 문제를 DS-EBG 링 구조를 적용함으로써 제거할 수 있음을 보였다.
