RADiation sensitive Field Efect Transistors (RADFETs) have been used to monitor the space radiation environment in many satellite missions. One of the key assumptions associated with the observed threshold voltage shifts translated into radiation doses is that the response of RADFETs depend on the irradiation doses and is independent of the dose rates. The reason is that the dose rate in space is too low to be simulated by ground test facilities. On the other hand, recent ground calibration experiments showed some indication of the Enhanced Low Dose Rate Effect(ELDRE) in the RADFETs developed by the National Microelectronics Research Centre (NMRC), which was employed in the STSAT-2 mission. The present thesis reports the results of a systematic study on the ELDRE of the NMRC RADFETs using $^{60}\textrm{Co}$ as the $\gamma$-ray radiation source. First, the dose rate dependence was tested with the dose rates 4.5 Gy(Si)/hr, 9 Gy(Si)/hr, and 45 Gy(Si)/hr for a total accumulation dose of 45 Gy(Si). ELDRE was clearly observed in these experiments and it was seen to remain even after ~ 8 days of annealing at room temperature, indicating that the ELDRE was not a transient effect, but a permanent one.
This ELDRE seemed to occur only at low dose rates as there was no apparent difference in the responses for the 45 Gy(Si)/hr and the 90 Gy(Si)/hr.\\ Next, the total dose dependence of ELDRE was tested using two different methods:\\
(1) extending the irradiation time of the above dose rate test and (2) changing the dose rate suddenly after a sufficient amount of irradiation with the same dose rate. It was observed that ELDRE did not occur when the total dose exceeded $\sim$ 90 Gy(Si). Commercial FETs were also tested to compare their performance with that of the RADFETs. It was found out that there was no ELDRE seen in the commercial FETS. Hence, the present study indicates that RADFETs, unlike commercial FETs, can show ELDRE when both the dose rate and the total accumulated dose are low. This result was interpreted in accordance with the tunneling front theory such that within the deep inner SiO$_2$ region, the trapped charge density is thought to be lower than that in the boundary region between Si and SiO$_2$, which is responsible for the observed ELDRE.
RADiation sensitive Field Efect Transistors (RADFETs)은 우주 방사선 환경을 관찰하는 데에 널리 사용되어 왔따. 이를 사용하는 데에 있어 가장 중요한 가정 중의 하나는 그 문턱 전압이 조사율에는 무관하며, 조사량에만 영향을 받는다는 가정이다. 우주 방사선 환경의 조사율을 그대로 지상에서 재현하기는 불가능하기 때문이다. 반면, 최근에 지상에서 STSAT-2호 위성에 탑재되었던 National Microelectronics Research Centre (NMRC)사의 RADFET을 이용하여 실험을 하던 도중 Enhanced Low Dose Rate Effect (ELDRE)가 발견되었다. 본 논문은 NMRC RADFETs의 ELDRE를 $^{60}\textrm{Co}$ 을 $\gamma$-ray 소스로 이용하여 분석하였다. 첫째, 조사율 조건은 다음과 같다. 4.5 Gy(Si)/hr, 9 Gy(Si)/hr, and 45 Gy(Si)/hr의 조사율을 이용하여 총 45 Gy(Si)의 조사량을 조사시켰다. 이 실험 결과 ELDRE가 확실하게 관찰되었으며 약 8일간의 상온 회복을 거친 후에도 그 차이가 존재하는 것으로 보아 일시적인 현상이 아닌 영구적인 차이로 판단되었다. 45 Gy(Si)/hr 실험과, 90 Gy(Si)/hr 실험에서는 관찰되지 않는 것으로 보아 ELDRE는 낮은 조사율에서만 발생하는 것으로 판단된다. 또, 조사량에 대한 의존도를 보기 위하여 두 가지 방법으로 실험을 수행하였다. (1) ELDRE가 발견되었던 조사율로 조사량을 늘리는 방법과 (2) 일정량을 조사한 후 갑자기 조사율을 변경시키는 방법이다. 그 결과 $\sim$ 90 Gy(Si) 이상의 조사량에서는 ELDRE가 관찰되지 않았다. 소자에 대한 의존도를 보기 위하여 상용 소자를 이용했으나, ELDRE가 관찰되지 않았으므로, 소자에 대한 의존도 역시 확인되었다. 이 결과는 tunneling front theory를 이용하여 분석한 결과 SiO$_2$ 안쪽 영역에서 ELDRE가 발생한 것으로 결론을 내릴 수 있었으며, Si 와 SiO$_2$ 경계면 사이에서 보다 trap density가 낮은 것으로 확인되었다.
