In this thesis, Post Deposition Anneal (PDA) effect of $HfO_2$ thin film deposited by Atomic Layer Deposition (ALD) method has been investigated. With optimized PDA conditions ($N_2$, 400℃, 30min), leakage current density is decreased by 67% at $V_G$=-2V and hysteresis is also decreased, maintaining accumulation capacitance value. Furthermore, from the Capacitance-Voltage(C-V) curve, it can be inferred that interface trapped charge density is additionally reduced.
In high temperature ($N_2$, 600℃, 30min) PDA, drastic increase of leakage current density was observed. With x-ray diffraction (XRD) result, $HfO_2$ crystallization is a possible cause of increasing leakage current density. It was found that a major phase of crystallized $HfO_2$ at 600℃ is monoclinic.
Leakage current mechanism of optimized PDA conditions is also suggested. At low electric field, Schottky emission is dominated and at high electric field, Poole-Frenkel conduction is fitted well. Both cases, extracted dielectric constant are well matched with the one which is calculated by capacitance value.
이 논문에서는 원자층 증착법으로 증착된 $HfO_2$ 박막의 증착 후 열처리 효과에 대해 조사하였다. 최적화 된 조건($N_2$, 400도, 30분)에서, 누설 전류 밀도가 게이트의 전압이 -2V일 때 67% 감소하였으며, 축적 캐패시턴스 값을 유지하면서 히스테리시스가 감소하였다. 또한 캐패시턴스-전압 곡선으로부터, 경계면에 묶인 전하 밀도가 추가적으로 준 것을 추론할 수 있다.
고온의 열처리($N_2$, 600도, 30분)를 통해, 누설 전류 밀도가 크게 증가한 것을 관찰할 수 있었다. X선 회절 실험을 통해, $HfO_2$ 결정화가 누설 전류 밀도 증가의 한가지 원인이 될 수 있음을 확인했다. 600도에서의 $HfO_2$의 주된 상은 단사정계임을 확인할 수 있었다.
최적화된 증착 후 열처리 조건에서의 누설 전류 밀도 원리 또한 제시되었다. 전압이작은 영역에서는 Schottky 방출이 주된 원리였으며, 전압이 큰 영역에서는 Poole-Frenkel 전도 원리로 추출했을 때 잘 맞았다. 두 경우 모두에 대해서 추출된 유전 상수는 캐패시턴스 값으로부터 추출된 유전 상수와 잘 일치하였다.
