Flip chip process is high density electronic packaging method provides the mechanical and electrical interconnection between chip and substrate. Since the more interconnections and the smaller and thinner package is required, the importance of flip chip technology is increases. Flip chip consists of UBM and solder bump. In this work, a solder bump pattern fabricating method using ultrasonic with molten solder is investigated.
Solder bumps have been used to interconnect the chip and substrate in flip chip process, and the solder bump size decreases below 100㎛ to accommodate higher packaging density. A mold-to-chip transfer process is suggested in this work, which can be applied to solder bump formation using the solder filled mold. Since the mold is made of the sheet of the stainless steel that is not wet by the molten solder, the ultrasonic vibration is used to force the molten solder to fill the cavities of the mold. Solder bump pattern is fabricated by transferring the filled solder in the mold cavities to the Cu pads on the polyimide film through reflow soldering. Fabricating solder bump pattern with molten solder can reduce the cost, provides uniform bump size and ingredient, and can be applied with lead-free solder bumps. It is expected that the mold-to-wafer transfer is possible through process optimization.
플립칩 기술은 칩과 기판 사이의 전기적/기계적 접속을 위한 것으로 집적도가 높은 전자패키징 기술이다. 전자패키지 제품 내부의 입력, 출력 단자의 수가 증가하고 고성능의 더 작고 얇은 패키징이 요구됨에 따라 플립칩 실장 기술의 중요성은 증가하고 있는 추세이다. 플립칩 본딩은 UBM과 솔더 범프로 구성되며, 본 연구에서는 용융 솔더에 초음파 가진을 통해 플립칩을 구성하는 솔더 범프를 형성하고자한다.
솔더 범프는 플립칩 내부의 칩과 기판사이 접속을 위해 널리 쓰이며 고밀도 실장을 위해 그 키가가 감소하는 추세이다. 본 연구에서는 몰드의 홈에 채워진 솔더를 이용하여 몰드-칩 사이의 이행 공정을 통해 솔더범프 패턴을 형성하고자한다. 몰드는 용융 솔더와 젖지 않는 스테인레스 스틸 재질이기 때문에, 몰드에 가공된 미세한 홈에 솔더를 채우기 위해 초음파 가진을 사용하였다. 이렇게 몰드의 홈에 채워진 솔더를 폴리이미드 막에 형성된 구리 패드에 이행 및 리플로우 시킴으로써 솔더 범프 패턴을 형성하였다. 용융 솔더를 이용하여 솔더 범프를 제조할 경우 비용절감, 균일한 솔더 범프 크기 및 조성을 얻을 수 있고 무연솔더의 사용에 제한 받지 않는 장점을 얻을 수 있다. 본 연구에서 제안한 공정에 대한 추가 연구 및 최적화를 통해 웨이퍼 레벨의 전자패키징에도 적용될 수 있을것이다."
