A non-volatile memory device using $Ge_2Sb_2Te_5$ thin films are one of the most promising candidates for high-speed mass storage in computer systems. Especially, in the viewpoint of the phase-change random access memory, the research on $Ge_2Sb_2Te_5$, phase-change materials, is very important. Up to date, microscopic analyses for identifying the electrical characteristics of $Ge_2Sb_2Te_5$ have been mainly carried out. Even though there were many researches on the microstructure of $Ge_2Sb_2Te_5$, a high-resolution transmission electron microscopy study on an atomic level was little investigated. In other words, the fundamental studies of the crystal structure and atomic arrangement of the $Ge_2Sb_2Te_5$ on an atomic level leave much to be desired. Therefore, atomic arrangement and phase transition mechanism of the $Ge_2Sb_2Te_5$ should clearly be understood in order to overcome the technical barrier of non-volatile memory device. In this thesis, a transmission electron microscopy study was performed to investigate the fundamental theory on the atomic arrangement and phase transition mechanism.
The $Ge_2Sb_2Te_5$ thin films deposited by a sputtering method on a $SiO_2/Si$ substrate were annealed and subjected to transmission electron microscopy in order to investigate the crystallization and growth of the metastable $Ge_2Sb_2Te_5$. The metastable $Ge_2Sb_2Te_5$was initially crystallized with 10-nm-sized grains and its sheet resistance was still as high as in the amorphous state. However, resistivity value was abruptly decreased at the grain growth stage after the crystallization. On the basis of the results of the microstructural and electrical characteristics from the annealing time and temperature variation, it can be stated that the electrical properties of the $Ge_2Sb_2Te_5$ film are directly related to the grain growth and thus, the grain size.
The crystal structure and atomic arrangement of the metastable $Ge_2Sb_2Te_5$ were studied by a high-resolution transmission electron microscopy. Basically, the rock-salt structure (NaCl-type) model proposed by Yamada et al. was identified through the HRTEM together with NCEMSS study. That is, the HRTEM image of the <100> and the <110> suggest that the Yamada’s model, which tells us the random distribution of the atoms at the 4(b) site is somewhat confirmative. On the other hands, the result of the <211> exhibits the deviation from the Yamada’s model, suggesting the possibility of the existence of the Ge and Sb atoms at 4(b) site in a specific location through the rearrangement process. Thus, the model was proposed that the metastable $Ge_2Sb_2Te_5$ can form an ordered structure and along the crystallization process and through this, it can be deduced that an intermediate state could exist while transforming to the stable $Ge_2Sb_2Te_5$ phase.
A transmission electron microscopy study on the formation of the ordered structure in the crystallized metastable $Ge_2Sb_2Te_5$ was performed. The metastable $Ge_2Sb_2Te_5$, in general, has the FCC rocksalt structure with the Ge and Sb atoms randomly distributed at 4(b) site, however, considering the atomic arrangement of the stable $Ge_2Sb_2Te_5$, we were able to expect the formation of the ordered structure. The HRTEM study has experimentally revealed the presence of the grains with ordered structure. In the Te-based FCC lattice of the metastable $Ge_2Sb_2Te_5$, the Ge atom and the Sb atom settle on a specific plane where {111} the close-packed plane have double period along the <111> orientation forming the ordered structure.
The nucleation and grain growth of the $Ge_2Sb_2Te_5$ thin films were identified by in situ transmission electron microscopy study on an atomic level. $Ge_2Sb_2Te_5$ form as a cluster which atoms are arranged regularly at the stage of nucleation prior to the formation of grains having crystal structure. As the annealing temperature is increased, coexistence of FCC and hexagonal structure occur, and formation of twin defect is found in the hexagonal structure during the grain growth. $Ge_2Sb_2Te_5$ grain having the hexagonal structure grow from the surface, and the growth proceeded perpendicular to the [0001], namely, the path parallel to the (0001) plane.
The atomic arrangement and grain growth of the hexagonal structured $Ge_2Sb_2Te_5$ was also studied by a high-resolution transmission electron microscopy. By investigating the grains satisfying the $<11\bar{2}0>$ zone axis which reveals the crystallographic relationship clearly, the hexagonal structured $Ge_2Sb_2Te_5$ turned out to grow parallel to the (0001) plane. That is, in order for the $Ge_2Sb_2Te_5$ grains to grow, the formation of the identical atomic layers on the (0001) close-packed plane is necessary by the mutual diffusions of atoms. Such results can be the fundamental source of explanation to the undergoing researches in doping of the heterogeneous elements which act as a barrier to the Ge, Sb and Te atoms from rearranging on the (0001) plane so as to suppress the grain growth.
Mechanism of structural transformation in $Ge_2Sb_2Te_5$ thin films was investigated in order to precisely reveal the phase change mechanism of the $Ge_2Sb_2Te_5$ on an atomic level. FCC structured grain transform to the hexagonal structure through the vacancy diffusion and atomic rearrangement. In addition, a little lattice distortion due to the difference of their inter-planar distance and angle is followed. Coherent twin that is advantageous from the viewpoint of boundary energy can be occurred according to the crystallographic relationship between hexagonal and its adjacent FCC structured grain when the hexagonal structured $Ge_2Sb_2Te_5$ grains grow. Even though coherent twin has a low energy with respect to the boundary energy, it is just a kind of defect nonetheless, and must be disappeared to progress for thermal equilibrium. Therefore, coherent twin defects disappear through the short-range atomic migration as the crystallization goes on.
The theory for the equilibrium shape of crystal determined by the difference of surface energy based on broken bonds model is still persuasive in the growth of hexagonal structured $Ge_2Sb_2Te_5$. The equilibrium shape of hexagonal structured $Ge_2Sb_2Te_5$ is a lengthened shape with (0001) plane at the major axis, which was experimentally revealed by transmission electron microscopy study. The hexagonal structured $Ge_2Sb_2Te_5$grain is strongly facetted by the plane having low surface energy, thus, becoming an equilibrium shape.
$Ge_2Sb_2Te_5$ 박막을 이용한 비휘발성 메모리 소자는 컴퓨터 시스템에 사용되는 초고속 대용량 저장 소자 분야에 있어서 가장 실현 가능성이 높다. 특히, 상변화 메모리의 관점에서 보면 상변화 재료인 $Ge_2Sb_2Te_5$ 에 관한 연구는 매우 중요하다. 현재까지는 $Ge_2Sb_2Te_5$ 의 미세구조적 연구는 전기적 특성을 규명하기 위한 연구가 주로 이루어져 왔다. 비록 Ge2Sb2Te5의 미세구조에 관한 연구가 많이 이루어졌지만, 원자단위로의 고분해능 투과전자현미경 연구는 거의 이루어지지 않았다. 다시 말해, $Ge_2Sb_2Te_5$ 의 결정구조와 원자배열에 관한 기초적인 연구는 다소 미흡하다고 할 수 있다. 따라서, 현재의 비휘발성 메모리 소자의 기술적 한계를 뛰어넘기 위해서는 이러한 $Ge_2Sb_2Te_5$ 의 원자배열 및 상변화 기구에 관한 연구가 반드시 이루어져야 하므로, 본 논문에서는 투과전자현미경 연구를 통해 $Ge_2Sb_2Te_5$의 원자배열 및 상변화 기구에 관한 기본적인 이론을 규명하고자 하였다.
$SiO_2/Si$ 기판 위에 스퍼터링 방법으로 증착된 $Ge_2Sb_2Te_5$ 박막을 열처리 후 준안정 $Ge_2Sb_2Te_5$ 의 결정화와 성장을 규명하기 위해 투과전자현미경 연구를 수행하였다. 준안정 $Ge_2Sb_2Te_5$ 는 초기에 10 nm 크기를 가진 결정립으로 결정화가 되지만, 그 저항 값은 비정질 상태의 값과 유사하게 여전히 높았다. 그런데, 결정화 이후 결정립 성장단계에서 저항 값이 매우 크게 감소하였다. 열처리 온도와 사간의 변화에 따른 전기적 특성과 미세구조적 특성의 결과를 살펴볼 때, $Ge_2Sb_2Te_5$ 의 전기적 특성은 결정립 성장, 즉 결정립 크기와 직접적인 관계가 있다고 말할 수 있다.
고분해능 투과전자현미경 연구를 통해 준안정 $Ge_2Sb_2Te_5$ 의 결정구조 및 원자배열을 규명하고자 하였다. 고분해능 투과전자현미경 연구와 전산모사 연구를 병행한 결과, 기본적으로는 Yamada 등이 제안한 준안정 $Ge_2Sb_2Te_5$ 의 NaCl 구조형태의 원자배열이 일치함을 증명하였다. 즉, <100>과 <110> 방향에서의 고분해능 투과전자현미경 이미지를 통해 4(b) site에서 Ge과 Sb 원자가 임의로 배열됨을 확인해주는 결과를 보여주었다. 반면에, <211> 방향에서의 결과는 Yamada가 제안한 모델과 다소 다른 결과를 보여주었고, 이는 4(b) site에서 Ge과 Sb이 원자재배열을 통해 특정한 위치에 존재가 가능함을 증명한 결과라고 할 수 있다. 따라서, 준안정 $Ge_2Sb_2Te_5$ 가 결정화 과정에서 규칙상 구조를 가질 가능성이 있고, 이는 안정상의 $Ge_2Sb_2Te_5$ 로 상변화 하는 과정에 있어서 중간상태로 존재할 수 있다고 생각된다.
결정화된 $Ge_2Sb_2Te_5$ 에서 규칙상 구조의 형성을 규명하고자 준안정상의 $Ge_2Sb_2Te_5$ 존재영역에서 열처리 한 후 투과전자현미경 연구를 수행하였다. 일반적으로 준안정 $Ge_2Sb_2Te_5$ 는 Ge과 Sb이 4(b) site에 임의로 배열되는 FCC 구조를 가지지만, 안정상의 원자배열을 고려하면 규칙상 구조의 형성을 예상할 수 있다. 이에 대해 규칙상 구조를 갖는 결정립의 존재를 고분해능 투과전자현미경 연구를 통해 실험적으로 증명하였다. 다시 말해, Te을 기저로 하는 FCC 격자 내에서, Ge과 Sb 원자들이 {111} 최조밀면에서 <111> 방향으로 이주기 배열을 하는 규칙상 구조의 형성을 규명하였다.
$Ge_2Sb_2Te_5$ 박막의 핵생성 및 결정립 성장을 원자단위로 규명하기 위해 고분해능 in situ 투과전자현미경 연구를 수행하였다. $Ge_2Sb_2Te_5$ 결정립이 결정구조를 형성하기 이전 단계인 핵생성 단계에서 수개의 원자들이 규칙적으로 배열한 응집체를 형성하였다. 열처리 온도를 증가함에 따라 준안정상의 FCC 구조와 안정상의 hexagonal 구조가 공존함을 확인할 수 있었고, 결정립 성장단계에서 hexagonal 구조에서 특이하게 쌍정의 형성이 발견되었다. 그리고, Hexagonal 구조를 가진 $Ge_2Sb_2Te_5$ 결정립이 표면에서부터 성장하고, [0001] 방향에 수직하게, 즉, (0001)면에 평행하게 성장함을 규명하였다.
Hexagonal 구조를 가진 $Ge_2Sb_2Te_5$ 의 원자배열과 결정립 성장에 관해 연구를 수행하였다. 결정학적 관계를 명확하게 나타낼 수 있는 <11_20> 정대축의 결정립 연구를 통해 hexagonal 구조를 가진 $Ge_2Sb_2Te_5$ 는 (0001)면에 평행하게 성장함을 규명하였다. 이는 $Ge_2Sb_2Te_5$ 결정립이 성장하기 위해서 (0001) 최조밀면에 동일한 원자들로 형성되어야 함을 의미하고, 이를 위해 원자들 간의 상호확산을 필요로 한다. 이러한 결과는 결정립 성장을 억제하기위해 이종원소를 첨가하는 것이 Ge, Sb, 그리고 Te 원자들이 (0001) 면에 재배열하는 것의 장벽으로서 작용함을 의미하고, 이러한 이종원소 첨가를 통한 성장억제 연구에 기본적 이론을 제시한다고 할 수 있다.
$Ge_2Sb_2Te_5$ 의 상변화 기구를 원자단위로 명확하게 규명하기 위해 $Ge_2Sb_2Te_5$ 에서의 구조적 상변화 기구에 관해 연구하였다. FCC 구조를 가진 결정립은 공공확산과 원자 재배열을 통해 hexagonal 구조로 상변화하고, 다른 결정 구조간의 면간 거리와 각도 차이에 기인한 격자변형이 수반된다. Hexagonal 구조를 가진 결정립이 성장할 때, hexagonal 구조를 가진 결정립과 인접 FCC 구조를 가진 결정립간의 결정학적 방향관계에 따라 계면 에너지 관점에서 유리한 정합 쌍정이 발생할 수 있다. 하지만, 정합 쌍정이 낮은 계면 에너지를 가지더라도 그 역시 일종의 결함이므로, 정합 쌍정 결함은 결정화가 진행됨에 따라 단범위 원자이동을 통해 소멸된다. 결합수를 기본으로 한 표면에너지 관점에서, 그 차이로 인해 형성되는 평형상태에서의 결정형태에 관한 이론은 Hexagonal 구조를 가진 $Ge_2Sb_2Te_5$ 의 결정성장에서도 여전히 설득력이 있다. Hexagonal 구조를 가진 $Ge_2Sb_2Te_5$ 결정립의 평형상태에서의 형상은 (0001)면을 장축으로 하여 길게 자란 형태가 되고, 이는 투과전자현미경 연구를 통해 실험적으로 증명되었다. 결과적으로 Hexagonal 구조를 가진 $Ge_2Sb_2Te_5$ 결정립은 낮은 표면에너지를 가지는 면에 의해 각진 형태를 가지게 되고, 평형상태에 가까운 형태로 발전한다.
