In this thesis, package using anodized aluminum was introduced. Spiral inductors on anodized aluminum substrate were fabricated and analyzed. Integrated passive components can reduce not only the size by eliminating the need of discrete components, but also the parasitic by obtaining shorter wire length. Aluminum plays a role excellent heat sink because of high thermal conductivity. Therefore, the package integrated passive on anodized aluminum substrate has small size and good thermal conductivity, and is useful and cost-effective for high power applications.
Anodized aluminum substrates were made through aluminum pretreatment (Electropolishing) and aluminum anodization. Aluminum anodization is a key technology to form naturally $Al_2O_3$ insulating layer on aluminum with no glue. Spiral inductors were fabricated on anodized aluminum substrate using BCB(Benzocyclobutene) and thick Cu plating process. They were implemented on 40㎛ and 80㎛ anodized aluminum. Spiral inductors on 80㎛ anodized aluminum have 30% higher inductance and better Q-factor than those on 40㎛ one.
Image current on anodized aluminum substrate arises because aluminum (a conductor) is closely located below spiral inductors on anodized aluminum $(Al_2O_3)$ layer. According to Lenz’s law, image current is induced in the anodized aluminum substrate and flows in a direction opposite to the current in the spiral inductor. The resulting negative mutual coupling between the currents reduces the magnetic field and the overall inductance. Inductances of spiral inductors were calculated considering image current through Grover’s method. Thus, reduced inductance due to image current was confirmed through quantitative analysis.
이 논문은 양극 산화된 알루미늄을 이용한 패키지를 소개하였다. 양극 산화된 알루미늄 위에 인덕터가 제작되고 분석되었다. 수동 소자가 패키지에 집적됨으로써 크기를 줄일 수 있을 뿐 아니라 기생성분도 줄일 수 있다. 또한 알루미늄은 열전도성이 높아 열방출 하는데 탁월한 역할을 한다. 그러므로 양극 산화된 알루미늄 기판에 수동소자를 집적하는 패키지는 작은 크기뿐 아니라 높은 열전도성을 가지며, 가격 또한 저렴하여 고전력 패키지에 유용할 것이다. 양극 산화된 알루미늄 기판은 알루미늄 전처리 과정인 전해연마와 알루미늄 양극 산화과정을 통해서 만들어진다. 알루미늄 양극 산화공정은 접착제 없이 알루미늄 위에 알루미나 절연층을 자연스럽게 형성할 수 있는 중요한 기술이다. 나선 인덕터는 BCB와 구리 도금 공정을 이용하여 양극 산화된 알루미늄 기판에 제작되었다. 제작된 인덕터는 40㎛, 80㎛ 양극 산화된 알루미늄 기판에 구현되었다. 80㎛ 양극 산화된 알루미늄 기판 인덕터의 인덕턴스가 40㎛보다 30% 높았고, Q-factor도 더 좋았다. 알루미늄이 나선 인덕터와 가까이 위치하기 때문에 양극 산화된 알루미늄 기판에 이미지 전류가 발생한다. 렌츠의 법칙에 따라 이미지 전류는 양극 산화된 알루미늄 기판에 유기되고, 인덕터의 전류 방향과 반대 방향으로 흐른다. 그 결과 원 전류와 이미지 전류 사이에 음의 상호 인덕턴스가 발생하고 이는 자기장을 줄여 전체 인덕턴스를 감소시킨다. Grover의 방법을 이용하여 이미지 전류를 고려하여 나선 인덕터의 인덕턴스를 계산하였다. 이로써 이미지 전류로 인한 감소된 인덕턴스를 정량적인 분석을 통해 검증해보았다.
