This thesis presents micromechanical active amplifiers for high-sensitive microsensors and high-force actuators. The previous micromechanical passive amplifiers use lever mechanisms without energy sources, thus unable to amplify both displacement and force. The present devices, however, use carrier motion actuators (energy source) to apply the mechanical resonance modulated by variable springs, thereby amplifying displacement and force simultaneously.
We design, fabricate, and characterize two types of the micromechanical active amplifiers, where we connect two different variable springs to the carrier motion actuators. The two variable springs have the identical initial stiffness of 10.2 ±0.8N/m while the variable springs A and B are designed to increase the stiffness change (0~1.69N/m) by the input motion (0~0.945μm) and to decrease the stiffness (2.37N/m) of the input part, respectively. The carrier motion actuators generate the identical resonant motion of 8.06±0.11μm at the different frequencies of 16.95kHz and 18.5kHz in the micromechanical active amplifiers A and B, respectively.
In the experimental study of the micromechanical amplifiers, we verify that the present devices amplify both displacement and force: The amplifier A shows the displacement and force gains of 5.62 and 7.92 at the nonlinearity of 2.26% for the input motion of 0~0.945μm; The amplifier B shows the displacement and force gains of 2.62 and 11.6 at the nonlinearity of 1.52% for the input motion of 0~1.08μm. These results also indicate that the amplifier A has the higher displacement gain and the lower force gain compared to the amplifier B.
We also characterize the motion interference in the amplifiers. In this characterization, we verify that the amplifier B, whose variable spring has small input stiffness, can reduce the motion interference: The carrier motions induce unwanted input motions of 0.214μm and 0.031μm in the amplifiers A and B, respectively; The input motions induce unwanted carrier motions of 0.419μm and 0.020μm in the amplifiers A and B, respectively.
We experimentally verify that the present devices amplify both displacement and force simultaneously, showing potential for high-sensitive sensing and high-force actuation applications.
본 논문에서는 고감도 미소센서와 고출력 미소구동기에 적용 가능한 미소기계적 능동 증폭기를 제안하였다. 기존의 미소기계적 수동 증폭기는 에너지 입력 없이 지레의 원리를 이용하여 증폭하였으며, 따라서 변위와 힘을 모두 증폭하지 못하는 단점이 있다. 제안하고자 하는 미소기계적 능동 증폭기는 캐리어 구동기로부터 기계적 공진을 에너지로 입력 받고, 이를 변조하는 가변스프링을 이용하여 변위와 힘을 모두 증폭할 수 있다는 장점을 지닌다.
두 가지 다른 가변스프링이 캐리어 구동기에 연결된 두 종류의 미소기계적 능동 증폭기를 설계 제작하고 분석하였다. 두 가변스프링은 10.2±0.8N/m 의 동일한 크기의 탄성계수 값을 갖는다. 가변스프링 A의 경우는 입력 변위가 0~0.945μm 일 때 탄성계수 변화가 0~1.69N/m가 되도록 최대화하였고, 가변스프링 B의 경우는 입력단의 탄성계수 값이 2.37N/m로 최소화되도록 설계하였다.
가변스프링 A와 B를 포함한 증폭기의 캐리어 구동기는 8.06±0.11μm의 크기를 갖고 16.95kHz와 18.5kHz로 가진하는 움직임을 발생시켰다. 입력 변위는 0에서 1.01±0.19μm까지 10단계로 나누어서 증폭기에 전달하였다. 증폭 실험으로부터 제안된 증폭기가 변위와 힘을 모두 증폭한다는 것을 확인하였다. 증폭기 A는 변위를 5.62배, 힘을 7.92배 증폭하였고, 증폭기 B는 변위를 2.62배, 힘을 11.6배 증폭하였다. 이 결과로부터 증폭기 A가 증폭기 B에 비해 큰 변위 증폭비와 작은 힘 증폭비를 갖는 것을 확인하였다.
가변스프링의 탄성계수 변조 없이 전달되는 움직임의 크기를 측정하였으며, 입력단 탄성계수 값이 작은 가변 스프링 B가 그 크기를 감소시키는 것을 확인하였다. 캐리어 구동기의 구동으로 인한 입력 변위의 흔들림이 가변스프링 A의 경우 0.214μm, 가변스프링 B의 경우 0.031μm로 측정되었다. 입력단의 구동으로 인한 캐리어 구동기의 흔들림은 가변스프링 A에서는 0.419μm, 가변스프링 B에서는 0.020μm로 측정되었다.
본 연구에서는 미소기계적 능동 증폭기가 변위와 힘을 동시에 증폭 가능하다는 것을 실험적으로 검증함으로써, 제안된 고감도 미소센서와 고출력 미소구동기에 응용될 수 있음을 확인하였다.
